Description
Claims (1)
- 少なくとも電流をスイッチングするパワー半導体素子と、該パワー半導体素子が接着され、電気的に接続される回路パタン付絶縁基板と、該回路パタン付絶縁基板を接着する金属ベースとを備え、前記パワー半導体素子は、金属ワイヤ或いはリードフレームにより、前記回路パタン付絶縁基板の回路パタン或いは前記回路パタン付絶縁基板外に配置された端子に電気的に接続されるパワー半導体モジュールにおいて、
前記回路パタン付絶縁基板周囲近傍の前記金属ベース表面に、2列以上の溝或いは1本以上の突起が形成され、前記回路パタン付絶縁基板は、前記溝或いは突起とともに硬質樹脂で封止され、該封止領域は、前記金属ベースの最外周を直線的に結んだ領域の内側であり、かつ、前記封止領域外側の露出した金属ベースには、該金属ベースの取り付け穴が存在すると共に、前記硬質封止樹脂及び前記絶縁基板、パワー半導体素子、金属ベース等の被封止物の界面には、全領域に渡って前記封止樹脂よりも硬度が低いコーティング樹脂が介在され、該コーティング樹脂はポリアミド樹脂であり、線膨張係数、弾性係数は各々封止樹脂の2倍以上、1/5以下であり、厚さは10μm以下であるを特徴とするパワー半導体モジュール。
