Description
(4)上記(1)〜(3)のいずれかに記載の無機ポリシラザン樹脂を含有するコーティング組成物。
(a)ジクロロシランを有機溶媒中でアンモノリシスし、クロロシランとNH基とを含むオリゴマーを形成し、
(b)その後、系を加熱して(a)で得たオリゴマーを重合させ、
(c)必要であれば、樹脂中に残っているSi−Clをアンモニアで末端処理する
方法が挙げられる。上記ではジハロシランを用いる例をあげたが、ハロシランはトリハロシラン、テトラハロシランであってもよい。なお、(b)の処理においては、必要に応じて触媒を加えることが出来る。触媒としては3級アミンが望ましい。
(a)ジクロロシランを有機溶媒中でアンモノリシスし、クロロシランが事実上残らないポリマーを構成し、
(b)その後、系に新たにクロロシラン含有物を添加し、これを加熱して(a)で得たポリマーと重合させ(例えば下記式参照)、
(c)必要であれば、樹脂中に残っているSi−Clをアンモニアで末端処理する
方法が挙げられる。また必要に応じて(b)の処理に触媒を加えることが出来る。触媒としては3級アミンが望ましい。
金属カルボン酸としては、特にニッケル、チタン、白金、ロジウム、コバルト、鉄、ルテニウム、オスミウム、パラジウム、イリジウム、またはアルミニウムを含む金属カルボン酸が好ましい。このような金属カルボン酸塩を促進化合物として用いる場合には、ポリシラザン化合物の重量に対して、一般に0.01〜20重量%以下、好ましくは0.1〜10重量%、より好ましくは0.5〜5重量%とされる。金属カルボン酸塩の添加量がこの範囲を超えるとゲル化することがあり、少ないと本発明の効果が得られないことがあるので注意が必要である。
N−ヘテロ環状化合物としては、芳香族性を示さないN−ヘテロ環状化合物が好ましく、より具体的には、1,3−ジ−4−ピペリジルプロパン、4,4’−トリメチレンビス(1−メチルピペリジン)、ジアザビシクロ−[2.2.2]オクタン、またはシス−2,6−ジメチルピペラジンが挙げられる。このようなN−ヘテロ環状化合物を促進化合物として用いる場合には、無機ポリシラザン化合物の重量に対して、一般に0.01〜50重量%以下、好ましくは0.1〜10重量%とされる。N−ヘテロ環状化合物の含有量が増加するとシリカ転化促進効果は増大するので好ましいが、添加後のシリカ質膜の密度が低下したり、ポリシラザンの安定性が低下して組成物の取り扱い性が悪くなることがあるので注意が必要である。
アミン化合物としては、特に下記一般式(A)または(B)で示されるアミン化合物が挙げられる。
(株)島津製作所製GPC THF溶離液を用いて測定した。
純度99%以上のジクロロシラン3mol(303g)を、−30℃の脱水ビリジン1kg、ジブチルエーテル3kgの混合溶媒に撹拌しながら注入した。この混合物の温度を−30℃に維持したまま、純度99.9%のアンモニアガス2mol(34g)を撹拌しながら混合物に注入した。混合物の温度を−30℃に維持しながら撹拌を続けて2時間反応を行い、未反応Si−Clを含むシラザンオリゴマー溶液を得た。(未反応Si−Clの存在はFTIR 日本分光製 VIR−9450を用いて確認した。)
実施例1と同様の操作によって、未反応Si−Clを含むシラザンオリゴマー溶液を得た。その後N,N,N’,N’−テトラメチルジアミノメタン2mol(204g)を加え、攪拌しながら反応系の温度を80℃に徐々に加熱し、1時間保持した後室温まで徐冷した。その後再び純度99.9%のアンモニアガス1mol(17g)を攪拌しながら注入し、30分放置した。スラリー状の反応混合物からピリジン塩酸塩をガラスフィルターで濾別して、濾液を得た。得られた濾液にジブチルエーテルを混合して50℃に加熱し、20mmHgの減圧下で蒸留してピリジンを除去し、重量平均分子量4,450の樹脂(樹脂A)を含む20重量%濃度の溶液Bとした。
純度99%以上のジクロロシラン3mol(303g)を、0℃の脱水ピリジン300g、ジブチルエーテル3kgの混合溶媒に撹拌しながら注入した。この混合物の温度を0℃に維持したまま、純度99.9%のアンモニアガス3mol(51g)を撹拌しながら混合物に注入した。混合物の温度を0℃に維持しながら撹拌を続けて2時間反応を行い、ポリシラザンポリマー溶液を得た。(未反応Si−Clを含まないことは、FTIR 日本分光製 VIR−9450を用いて確認した。)このポリマーの分子量は2,300であった。このポリシラザンポリマー合成工程で発生したピリジン塩酸塩、塩化アンモニウムは遠心分離フィルターで除去した。
純度99%以上のジクロロシラン3mol(303g)を−30℃の脱水ビリジン300g、ジブチルエーテル3kgの混合溶媒に撹拌しながら注入した。この混合物の温度を−30℃に維持したまま、純度99.9%のアンモニアガス2mol(34g)を撹拌しながら混合物に注入した。混合物の温度を−30℃に維持しながら撹拌を続けて3時間反応を行った。その後スラリー状の反応混合物からピリジン塩酸塩をガラスフィルターで濾別して、濾液を得た。この溶液が未反応Si−Clを含むことはFTIR 日本分光製 VIR−9450を用いて確認したが、大気に触れると水蒸気を吸収して白煙(塩酸)をあげるため、絶縁物前駆体として適当ではなく、評価を打ち切った。
実施例3と同様な操作でポリシラザンポリマーを得た。すなわち、純度99%以上のジクロロシラン3mol(303g)を0℃の脱水ビリジン300g、ジブチルエーテル3kgの混合溶媒に撹拌しながら注入した。この混合物の温度を0℃に維持したまま、純度99.9%のアンモニアガス3mol(51g)を撹拌しながら混合物に注入した。混合物の温度を0℃に維持しながら撹拌を続けて3時間反応を行った。その後スラリー状の反応混合物からピリジン塩酸塩をガラスフィルターで濾別して、濾液を得た。得られた濾液にジブチルエーテルを混合して50℃に加熱し、20mmHgの減圧下で蒸留してピリジンを除去し、重量平均分子量2,400のポリマー(樹脂D)を含む20重量%濃度の溶液Dとした。
溶液A〜Dをそれぞれシリコンウェハーに塗布し、溶媒を除去するため50℃3分間の乾燥を行った(スピンコーター=ミカサ製 1H−DX2、ホットプレート=アズワン製 シャルマンHHP−412)。このサンプルについてRBS(ラザフォード後方散乱法)(測定装置:National Electrostatics Corp.製 Pelletron 3SDH)測定を行うことにより、表1に示される結果が得られた。この結果から、樹脂A〜Cは珪素原子が多く含まれるポリマーであることが確認できた。
実施例1、参考例2、実施例3、比較例2で作製した樹脂A〜Dをそれぞれシリコンウェハーにスピン塗布し、150℃に加熱し3分間保持し、溶媒を蒸発させ、膜厚500nmの膜を得た。その試料を、水蒸気焼成炉(光洋サーモシステム株式会社製 VF−1000)で350℃、80%水蒸気雰囲気で1時間の焼成を行った後、窒素雰囲気に変更し、850℃、1時間のアニールを行った。その後、それぞれの膜の収縮率(シュリンク率)及び残留応力を下記方法により測定、評価した。結果を表2に示す。
150℃3分間乾燥後の膜厚を基準とし、基準膜厚からアニール処理後の膜厚を引き、これを基準膜厚で除したものを収縮率と定義し、計算した。膜厚の測定には、大塚電子製反射分光膜厚計 FE−3000を使用した。
Claims (12)
- 請求項1記載の無機ポリシラザン樹脂において、含まれるケイ素原子と窒素原子の比率Si/Nが、2.0より大きいことを特徴とする無機ポリシラザン樹脂。
- スチレン換算重量平均分子量が1,200〜20,000であることを特徴とする請求項1または2に記載の無機ポリシラザン樹脂。
- 請求項1〜3のいずれか1項に記載の無機ポリシラザン樹脂を含有するコーティング組成物。
- 前記加熱が触媒の存在下で行われることを特徴とする請求項5に記載の無機ポリシラザン樹脂の製造方法。
- 前記触媒が3級アミンであることを特徴とする請求項6に記載の無機ポリシラザン樹脂の製造方法。
- 前記ハロシランがジハロシランであることを特徴とする請求項8に記載の無機ポリシラザン樹脂の製造方法。
- 請求項4に記載のコーティング組成物を基板に塗布し、乾燥後、加熱した状態で水蒸気と接触させることにより酸化することを特徴とするシリカ質膜の形成方法。
- 請求項4に記載のコーティング組成物を基板に塗布し、乾燥後、加熱した状態で過酸化水素蒸気および水蒸気と接触させることにより酸化することを特徴とするシリカ質膜の形成方法。
- 膜の収縮率が15%以下であることを特徴とする請求項10または11に記載のシリカ質膜の形成方法。
