Claims (20)
- 처리실 내의 기판 상에 제1 아몰퍼스 실리콘막을 형성하는 공정과,
상기 처리실 내에서, 상기 제1 아몰퍼스 실리콘막의 아몰퍼스 상태가 유지되는 온도 하에서, 염화수소 가스를 사용하여, 상기 제1 아몰퍼스 실리콘막에 개구를 형성하도록, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정과,
상기 처리실 내에서, 상기 개구를 충전하도록, 일부가 에칭된 상기 제1 아몰퍼스 실리콘막의 위에, 제2 아몰퍼스 실리콘막을 형성하는 공정

상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정에서는, 상기 처리실 내의 압력을, 1,000Pa 이상 50,000Pa 이하로 하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정에서는, 상기 처리실 내의 압력을, 10,000Pa 이상 40,000Pa 이하로 하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정에서는, 상기 처리실 내의 압력을, 20,000Pa 이상 30,000Pa 이하로 하는, 반도체 장치의 제조 방법. - 삭제
- 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막은 도펀트가 도핑된 막인, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막 및 상기 제2 아몰퍼스 실리콘막의 각각은 도펀트가 도핑된 막이며, 상기 제1 아몰퍼스 실리콘막에서의 도펀트 농도를, 상기 제2 아몰퍼스 실리콘막에서의 도펀트 농도보다도 높게 하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막은 도펀트가 도핑된 막이고, 상기 제2 아몰퍼스 실리콘막은 도펀트가 도핑되어 있지 않은 막인, 반도체 장치의 제조 방법. - 제8항에 있어서,
상기 제1 아몰퍼스 실리콘막에서의 도펀트 농도를, 1.0×1021atoms/cm3 이상, 1.0×1022atoms/cm3 이하로 하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정을 행하기 전에, 상기 처리실 내의 상기 기판에 대하여 수소 함유 가스를 공급하는 공정을 더 포함하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정을 행한 후에, 상기 처리실 내에 수소 함유 가스를 공급하는 공정을 더 포함하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 기판의 표면에는 단결정 실리콘과 절연막이 노출되어 있는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 기판의 표면에는 오목부가 형성되어 있고, 상기 오목부의 저부가 단결정 실리콘에 의해 구성되고, 상기 오목부의 측부가 절연막에 의해 구성되어 있는, 반도체 장치의 제조 방법. - 제15항에 있어서,
상기 제1 아몰퍼스 실리콘막을 형성하는 공정에서는, 상기 제1 아몰퍼스 실리콘막과 상기 단결정 실리콘과의 계면에 에피택셜 실리콘막이 형성되고,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정에서는, 상기 에피택셜 실리콘막을 에칭하지 않고, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는, 반도체 장치의 제조 방법. - 기판에 대하여 처리가 행하여지는 처리실과,
상기 처리실 내에 실리콘 함유 가스를 공급하는 제1 공급계와,
상기 처리실 내에 염화수소 가스를 공급하는 제2 공급계와,
상기 처리실 내의 기판을 가열하는 히터와,
상기 처리실 내의 기판 상에 제1 아몰퍼스 실리콘막을 형성하는 처리와, 상기 처리실 내에서, 상기 제1 아몰퍼스 실리콘막의 아몰퍼스 상태가 유지되는 온도 하에서, 염화수소 가스를 사용하여, 상기 제1 아몰퍼스 실리콘막에 개구를 형성하도록, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 처리와, 상기 처리실 내에서, 상기 개구를 충전하도록, 일부가 에칭된 상기 제1 아몰퍼스 실리콘막의 위에, 제2 아몰퍼스 실리콘막을 형성하는 처리를 행하게 하도록, 상기 제1 공급계, 상기 제2 공급계 및 상기 히터를 제어하도록 구성되는 제어부,
를 포함하는 기판 처리 장치. - 기판 처리 장치의 처리실 내의 기판 상에 제1 아몰퍼스 실리콘막을 형성하는 단계와,
상기 처리실 내에서, 상기 제1 아몰퍼스 실리콘막의 아몰퍼스 상태가 유지되는 온도 하에서, 염화수소 가스를 사용하여, 상기 제1 아몰퍼스 실리콘막에 개구를 형성하도록, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 단계와,
상기 처리실 내에서, 상기 개구를 충전하도록, 일부가 에칭된 상기 제1 아몰퍼스 실리콘막의 위에, 제2 아몰퍼스 실리콘막을 형성하는 단계
를 컴퓨터에 의해 상기 기판 처리 장치에 실행시키는, 컴퓨터 판독 가능한 기록 매체에 기록된 프로그램. - 제1항에 있어서,
상기 제1 아몰퍼스 실리콘막을 형성하는 공정과, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정과, 상기 제2 아몰퍼스 실리콘막을 형성하는 공정을 동일 온도 하에서 행하는, 반도체 장치의 제조 방법. - 제1항에 있어서,
상기 기판의 표면에는, 적어도 단결정 실리콘이 노출되어 있고,
상기 제1 아몰퍼스 실리콘막을 형성하는 공정에서는, 상기 제1 아몰퍼스 실리콘막과 상기 단결정 실리콘의 계면에 에피택셜 실리콘막이 형성되고,
상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는 공정에서는, 상기 에피택셜 실리콘막을 에칭하지 않고, 상기 제1 아몰퍼스 실리콘막의 일부를 에칭하는, 반도체 장치의 제조 방법.
