Description
ルテニウム膜を含む基板に対して水素含有ガスを供給し、前記ルテニウム膜の酸化物を還元する工程と、
前記基板に対して酸素含有ガスを供給し、前記ルテニウム膜を酸化し、エッチングする工程と、
前記ルテニウム膜のエッチングを停止する工程と、
を含むサイクルを、複数回繰り返す。
前記ルテニウム膜の酸化物を還元する工程は、前記ルテニウム膜のエッチングを停止する工程において実施される。
参考例と実施例1~4の処理条件を表1に示す。

Claims (9)
- ルテニウム膜を含む基板に対して水素含有ガスを供給し、前記ルテニウム膜の酸化物を還元する工程と、
前記基板に対して酸素含有ガスを供給し、前記ルテニウム膜を酸化し、エッチングする工程と、
前記ルテニウム膜のエッチングを停止する工程と、
を含むサイクルを、複数回繰り返し、
前記ルテニウム膜の酸化物を還元する工程は、前記ルテニウム膜のエッチングを停止する工程において実施される、基板処理方法。 - 前記水素含有ガスは、H2ガス、NH3ガス、ヒドラジンガス及びヒドラジン化合物ガスから選ばれる少なくとも1つ以上を含む、請求項1に記載の基板処理方法。
- 前記水素含有ガスは、プラズマ化されたものである、請求項1又は2に記載の基板処理方法。
- 前記酸素含有ガスは、O2ガス、及びO3ガスから選ばれる少なくとも1つ以上を含む、請求項1~3のいずれか1項に記載の基板処理方法。
- 前記酸素含有ガスは、プラズマ化されたものである、請求項1~4のいずれか1項に記載の基板処理方法。
- 前記サイクルは、前記基板に対して炭素含有ガスを供給し、前記炭素含有ガスを前記ルテニウム膜の表面と反応させる工程を更に含む、請求項1~5のいずれか1項に記載の基板処理方法。
- 前記炭素含有ガスは、炭化水素ガス、及びアルコールガスから選ばれる少なくとも1つ以上を含む、請求項6に記載の基板処理方法。
- 前記基板は、絶縁性膜と、前記絶縁性膜の凹部に埋め込まれる前記ルテニウム膜とを含む、請求項1~7のいずれか1項に記載の基板処理方法。
- 前記基板を収容する処理容器と、
前記処理容器の内部で前記基板を保持する基板保持部と、
前記基板保持部で保持された前記基板を加熱する加熱部と、
前記処理容器の内部にガスを供給するガス供給部と、
前記処理容器の内部からガスを排出するガス排出部と、
請求項1~8のいずれか1項に記載の基板処理方法を実施するように、前記加熱部、前記ガス供給部、及び前記ガス排出部を制御する制御部と、
を備える、基板処理装置。
