Definitions
- the present invention relates to an object capturing device, a capturing object, and an object capturing system for capturing a specific object among objects existing in a measurement target space.
- a transport carriage In a semiconductor device manufacturing facility, a transport carriage is used to transport a wafer carrier device containing a plurality of semiconductor wafers from a load port of one manufacturing device to a load port of another manufacturing device.
- Such a carriage is called an overhead traveling unmanned carriage and is abbreviated as OHT (OverheadTHoist Transfer).
- a traveling rail installed in the upper space of each manufacturing apparatus, that is, a traveling section that self-travels along the track, and is supported by the traveling section.
- the carriage is configured to include an article storage unit, and the article storage unit incorporates a lifting mechanism that lifts and lowers a lifting body including a chuck mechanism that grips a wafer carrier device that is a transfer target object along a predetermined lifting path. It is.
- the track has a complicated shape including not only a straight line portion but also a curve, a branching portion, a merging portion, etc., and the manufacturing equipment has the same track.
- a plurality of transport carts are configured to travel at intervals.
- the transport carriage in order to avoid a rear-end collision of the transport carriage, the transport carriage is provided with an inter-vehicle distance sensor such as a laser distance meter, and the relative speed with the forward transport carriage is determined based on the inter-vehicle distance measured by the inter-vehicle distance sensor. And a technique for avoiding a rear-end collision by controlling the traveling speed of the vehicle based on the relative speed.
- an inter-vehicle distance sensor such as a laser distance meter
- the front carriage when the front carriage is traveling on the curve of the track, the front carriage is deviated from the scanning range of the measurement light output from the laser distance meter, so that the front carriage cannot be detected.
- the reflected light from an exterior panel of each manufacturing apparatus or other traveling cart is erroneously detected as reflected light from a transport cart traveling in front.
- Patent Document 2 discloses a scanning unit that scans the modulated measurement light in a planar manner at the front part of the transport carriage that travels along the track, the measurement light scanned by the scanning unit, and the reflection from the detection object.
- a distance measuring device comprising a distance calculation unit for calculating the distance from the time delay with the light to the detected object is disposed, and from the retroreflective member disposed at the rear of the transport carriage traveling forward by the distance measuring device.
- a distance measuring device that detects an inter-vehicle distance between transport carriages based on reflected light has been proposed.
- the distance measuring device includes a plurality of scanning angles of measurement light scanned by the scanning unit, a distance corresponding to each scanning angle calculated by the distance calculating unit, and an intensity of reflected light corresponding to each scanning angle.
- An identification unit for identifying whether or not the reflected light is from the retroreflective member based on at least one of the two correlations is provided.
- the identification unit erroneously determines that the reflected light from the wall surface of the manufacturing apparatus or the like is the reflected light from the retroreflective member provided in the transport carriage could not be completely eliminated.
- the reflection characteristic of the wall surface irradiated with the measurement light may approximate the reflection characteristic of the retroreflective member disposed at the rear part of the transport carriage.
- the wall surface is composed of a metal plate such as aluminum, and the measurement light is incident on the wall surface from a substantially vertical direction, or the wall surface is composed of a white painted surface or the like that has been wrought.
- the same problem is not limited to the above-described overhead traveling unmanned guided vehicle OHT, but is guided by a plurality of landmarks arranged along the traveling route and transports unattended to the destination without departing from the traveling route. It also occurs with a trolley. Such a carriage is abbreviated as AGV (Automated Guided Vehicle).
- AGV Automatic Guided Vehicle
- the AGV is equipped with a distance measuring device that scans and outputs measurement light toward the landmarks arranged along the path, and the distance measuring device detects reflected light from the retroreflective member that constitutes each landmark. Thus, the position is confirmed, or an obstacle such as a person or an object existing on the travel route is detected.
- An object of the present invention is to provide an object capturing device, a capturing object, and an object capturing system that can determine whether or not an object is a capturing object in view of the above-described problems.
- a first characteristic configuration of an object capturing device is an object capturing device that captures an object existing in a measurement target space as described in claim 1 of the claims.
- a light-emitting unit, a light-receiving unit, and a light scanning unit that scans measurement light having a predetermined wavelength emitted from the light-emitting unit toward a measurement target space and guides reflected light from the object with respect to the measurement light to the light-receiving unit.
- a distance calculating unit that calculates a distance to the object in association with a scanning angle of the optical scanning unit based on a phase difference or delay time of the reflected light with respect to the measurement light, and a distance calculating unit.
- the scanning angle range in which the difference between the distances at adjacent scanning angles is equal to or less than a predetermined threshold corresponds to the reference scanning angle range of the capture object corresponding to the reference distance representing each distance
- the distance at a certain scanning angle calculated by the distance calculation unit and the distance at the scanning angle adjacent to the scanning angle are equal to or less than a predetermined threshold, it is determined that the objects corresponding to the distance are the same object. If the scanning angle range corresponding to the size of the object along the scanning direction corresponds to the reference scanning angle range of the capture target corresponding to the reference distance representing each distance, the detected object is the capture target. And can be identified.
- the reference distance for example, any of a minimum distance, a maximum distance, a median value, an average value, etc. from the object capturing device to the object may be adopted.
- the detected object can be identified as the capture object. That is, if the size of the capture target in the scanning direction and the reflected light intensity distribution are set to be different from those of other objects, it can be reliably identified as the capture target.
- the second feature configuration is that, in addition to the first feature configuration described above, the reference intensity distribution is determined using a distance to the object as an index. .
- the intensity of light is inversely proportional to the square of the distance from the light source, the distance to the object decreases as the intensity of the reflected light increases, and the distance to the object increases as the intensity of the reflected light decreases. Therefore, by determining the reference intensity distribution according to the distance to the object, it becomes possible to accurately identify whether or not it is a capture target.
- the reference scanning angle range and the reference intensity distribution include a scanning reference position of the measurement light.
- the degree of deviation of the scanning angle range with respect to is determined using as an index.
- the scanning angle range and the reflected light intensity distribution of the capture target change even if the reference distance is the same. Even in such a case, by determining the reference scanning angle range and the reference intensity distribution using the degree of deviation of the scanning angle range with respect to the scanning reference position of the measurement light as an index, it becomes possible to more reliably identify the object to be captured. .
- the scan reference position of the measurement light may be arbitrarily selected, for example, the scan start point angle, the scan end point angle, the scan angle that is the center of the scan range, and the scan angle range deviation degree is, for example, the start angle and end point of the scan angle range What is necessary is just to select arbitrarily, such as an angle or a center angle.
- the reference scan angle range and the reference intensity distribution may include the scan angle range.
- the inclination angle of the reflection surface of the capture target with respect to the optical axis of the measurement light determined based on each distance is determined as an index.
- the scanning angle range and reflected light intensity distribution of the capture target change even if the reference distance is the same depending on the optical axis of the measurement light and the tilt angle of the reflection surface of the capture target. Even in such a case, the inclination angle of the reflecting surface of the object to be captured with respect to the optical axis of the measurement light is obtained based on each distance calculated in the scanning angle range, and the reference scanning is performed using the obtained inclination angle of the reflecting surface as an index.
- the light emitting unit includes a plurality of light sources having different wavelengths.
- the reference intensity distribution is determined in accordance with the wavelength of each light source.
- the capture target is more reliably established Can be identified.
- the linear deflection that vibrates in the first direction is transmitted through the polarizer and scanned into the measurement target space, and the reflected light from the object is moved in the second direction orthogonal to the first direction. Only the vibrating linear deflection is transmitted through the analyzer and guided to the light receiving section. Since the optical scanning unit includes the polarizer and the analyzer, the deflection direction of the measurement light does not change with the scanning, and the deflection direction of the reflected light does not change. If the reflection characteristic of the reflection surface of the capture target has a reflection characteristic that rotates the deflection direction of the measurement light by 90 degrees, it can be reliably identified as the capture target.
- optical element having such reflection characteristics examples include a half-wave plate and a trihedral cube corner element (also referred to as a microprism).
- a reflection sheet in which trihedral cube corner elements are arranged can be used. .
- the first characteristic configuration of the capture target according to the present invention is a capture target captured by the object capture device having any one of the first to sixth characteristic configurations described above.
- a reflection surface in which the amount of reflected light changes continuously or stepwise along the scanning direction of the measurement light scanned by the optical scanning unit is provided.
- the reflection surface has a spectral reflection with respect to a wavelength of the measurement light along a scanning direction of the measurement light.
- the characteristic is that the characteristic is changed.
- the amount of reflected light can be changed continuously or stepwise along the scanning direction of the measurement light.
- the third characteristic configuration is a retroreflective member that reflects the measurement light in the incident direction of the measurement light in addition to the first or second characteristic configuration described above, as described in claim 9. Is provided on the reflecting surface.
- the amount of reflected light can be changed continuously or stepwise along the scanning direction of the measurement light.
- the amount of reflected light changes between the region provided with the retroreflective member and the other regions.
- a retroreflective member is provided on the entire reflection surface, and the amount of reflected light is continuously or stepped along the scanning direction of the measurement light by varying the spectral reflectance with respect to the wavelength of the light source along the scanning direction of the measurement light. Can be changed.
- the feature configuration of the object capturing system according to the present invention is the object capturing system having any one of the first to sixth feature configurations described above and any one of the first to third features described above. And an object to be captured having a reflecting surface having such a characteristic configuration.

Recognizing that the size is along the scanning direction, whether the scanning angle range corresponds to the reference scanning angle range of the captured object, and the intensity distribution of reflected light in the scanning angle range are Based on whether or not it corresponds to the reference intensity distribution of the reflected light, it is configured to determine whether or not the object is a capture target.
- the reference scanning angle range of the captured object refers to a scanning angle range corresponding to a reference distance representing each distance calculated in the scanning angle range.

- the reference scanning angle range ⁇ ref can be determined by the following function using the reference distance d ref as a variable.
- ⁇ ref 2 ⁇ tan ⁇ 1 (W / 2 ⁇ d ref )
- W is the width of the reflection sheet 40 along the scanning direction of the measurement light.
- the average value of the distance from the object capturing device 20 to the object is used as the reference distance d ref .

- the reference intensity distribution I ref can be obtained by a function having a distance d from the object capturing device 20 to the reflection sheet 40 as a variable.
- the distance d and the intensity I of the reflected light are inversely proportional to the square of the distance d. Therefore, if the distance d to the reflection sheet 40 is shortened, the intensity I of the reflected light increases and the distance d to the reflection sheet 40 is increased. The longer the is, the smaller the reflected light intensity I is. That is, the reference intensity distribution is determined using the distance to the object as an index.
- the reference scanning angle range ⁇ ref and the reference intensity distribution I ref described above are preferably determined using the degree of deviation of the scanning angle range with respect to the scanning reference position of the measurement light as an index.
- the size of the capture target in the scanning direction and the reflected light intensity distribution change even if the reference distance is the same. Even in such a case, by determining the reference scanning angle range and the reference intensity distribution using the degree of deviation of the scanning angle range with respect to the scanning reference position of the measurement light as an index, it becomes possible to more reliably identify the object to be captured. .

- the reference scanning angle range ⁇ ref and the reference intensity distribution I ref are determined using the inclination angle of the capture target (reflective sheet 40) with respect to the optical axis of the measurement light determined based on each distance in the scanning angle range as an index. Preferably it is.
- the reference distance d ref is the same depending on the optical axis of the measurement light and the inclination angle of the capture target (reflection sheet 40), the size of the capture target in the scanning direction and the reflected light intensity distribution change. Even in such a case, the inclination of the capture object (reflection sheet 40) with respect to the optical axis of the measurement light is obtained based on each distance in the scanning angle range, and the obtained inclination angle of the capture object (reflection sheet 40) is used as an index.

If the reflection sheet 40 is a scatterer such as white paper, the intensity distribution of the reflected light detected by the light receiving unit 22 has a substantially flat characteristic even if the scanning angle of the measurement light changes.
- the reflection sheet 40 is a mirror surface such as an aluminum metal plate, the measurement light is specularly reflected. Therefore, when the measurement light is incident on the metal plate from a substantially vertical direction, the light receiving unit 22 The intensity of the detected reflected light increases, and the intensity of the reflected light extremely decreases when the incident angle of the measuring light deviates from the vertical direction. For this reason, the intensity distribution of the reflected light has a peak at the central portion where the measurement light is perpendicularly incident, and gradually decreases before and after that.

Even if the distance d is constant, when the reflecting surface of the reflecting sheet is a scattering surface, the reflected light intensity Ip is relatively flat, and when the reflecting surface of the reflecting sheet is a mirror surface, at the central portion where it is perpendicularly incident. When the reflection light intensity Im is extremely large and small at the side, and the reflection surface of the reflection sheet is formed of a retroreflective member, the reflection light intensity Is is relatively flat and higher than the former two.
- FIG. 11C shows a reflected light intensity distribution from a reflecting sheet slightly inclined from a posture perpendicular to the optical axis of the measuring light.
- the intensity distribution when the reflecting surface of the reflecting sheet is a scattering surface and when the reflecting surface is made of a retroreflecting member does not change much compared to FIG. 11B, but the reflecting surface is a mirror surface. In some cases, the intensity distribution varies greatly depending on the incident angle.

May be.
- the difference between the scanning angle range of each object and the reference scanning angle range is obtained, and if the difference is equal to or less than a predetermined threshold, it is determined that there is a possibility of the capture target. If the difference is equal to or greater than the predetermined threshold, the capture target is determined. It is judged that it is not a thing (S6, OK).
- a difference between the reflected light intensity distribution and the reference intensity distribution is obtained for the object determined to be a capture target in step S6. If the difference is equal to or less than a predetermined threshold, the target is the capture target. (S7, OK).
- a deceleration or stop warning signal is output to the traveling control unit 70 (see FIG. 8).
- the proximity threshold value may be set in two steps, large and small, and a deceleration warning signal may be output when the threshold value is smaller than the larger threshold value, and a stop warning signal may be output when the threshold value is smaller than the smaller threshold value.
- step S8 when the reference distance of the captured object is larger than a predetermined proximity threshold and a deceleration or stop warning signal has been output in the past, the signal is canceled.
- the above-described processing from step S1 to step S9 is repeated for each unit scan of the measurement light.

- the spectral reflection characteristic of the reflection sheet is set so that the reference intensity distribution for red and green has the same characteristic, or the spectral reflection characteristic of the reflection sheet is set so that the reference intensity distribution for red and green has different characteristics. That's fine. It is also possible to set the spectral reflection characteristics for each color continuously or stepwise along the scanning direction of the measurement light.

- a retroreflective sheet or a half-wave plate in which the above-described trihedral cube corner elements are arranged is preferably used.
- FIG. 14 (a) shows a trihedral cube corner element (also referred to as a microprism).
- a unit element is constituted by three reflecting mirrors 41, 42, 43 orthogonal to each other. Light incident on such a trihedral cube corner element is reflected in the incident direction.
- linearly polarized light whose polarization direction is changed by 90 degrees is reflected by the measurement light that is linearly polarized in the vertical direction after passing through the polarizer PL. And pass through the analyzer AN.
- the polarization direction of the reflected light does not change, so that the reflected light does not pass through the analyzer AN.
- the polarization direction is disturbed, resulting in reflected light in which circularly polarized light and linearly polarized light in various angular directions are overlapped, and thus reflected light that passes through the analyzer AN. The amount of light is halved.
- the optical scanning unit 23 includes a polarizer PL and an analyzer AN and rotates integrally with the deflecting mirror 52, the deflection direction of the measurement light emitted along with scanning does not change, and the incident reflected light is deflected. The direction does not change. If the reflection characteristic of the reflection surface of the capture target has a reflection characteristic that rotates the deflection direction of the measurement light by 90 degrees, it can be reliably identified as the capture target.
- an acrylic resin or optical glass having a small birefringence is used as a material constituting the optical window 20C serving as a path for the measurement light and the reflected light so that the polarization characteristics do not change by passing through the optical window 20C. It is preferable to use a material that transmits the measurement light and has low polarization characteristics with respect to the measurement light.

- the polarization state of the measurement light emitted from the laser diode serving as the light emitting unit 21 varies.
- the measurement light that has passed through the quarter-wave plate 28 becomes circularly polarized light that is nearly elliptical, and the measurement light that has passed through the polarizer PL becomes elliptically polarized light, which may reduce the detection accuracy of reflected light.
- the polarizer PL ′ by providing the polarizer PL ′, the measurement light emitted from the laser diode is surely linearly polarized and guided to the quarter-wave plate 28, so that the measurement light passing through the polarizer PL is appropriately linearly polarized. Thus, the detection accuracy of the reflected light can be improved.

- the said object is not a capture target object but reflected light of the same linear polarization as the linear polarization of measurement light, it will pass through polarizer PL '' and the amount of reflected light guided to the light receiving part 22 will decrease. Therefore, erroneous detection can be avoided.

Even the object discriminating apparatus 20 having the configuration shown in FIG.

θref=2・tan-1(W/2・dref)
ここで、Wは測定光の走査方向に沿った反射シート40の横幅である。上述したように本実施形態では、基準距離drefとして物体捕捉装置20から物体までの距離の平均値を用いている。
θref=2・tan-1(W・cosθ/4・dref)
