上記の判別式(1)において、In含有割合とは、はんだ合金の総量に対するインジウムの含有割合(質量%)であり、また、Ag含有割合とは、はんだ合金の総量に対する銀の含有割合(質量%)であり、さらに、Sb含有割合とは、はんだ合金の総量に対するアンチモンの含有割合(質量%)である。
・はんだ合金の調製
表1~2に記載の各金属の粉末を、表1~2に記載の配合割合でそれぞれ混合し、得られた金属混合物を溶解炉にて溶解および均一化させて、はんだ合金を調製した。
また、各実施例および各比較例の配合処方におけるスズ(Sn)の配合割合は、表1~2に記載の各金属(スズ(Sn)、銀(Ag)、インジウム(In)、ビスマス(Bi)、アンチモン(Sb)、銅(Cu)、ニッケル(Ni)、コバルト(Co)、ガリウム(Ga)、ゲルマニウム(Ge)、リン(P))の配合割合(質量%)を差し引いた残部である。
得られたはんだ合金を、粒径が25~38μmとなるように粉末化し、得られたはんだ合金の粉末と、公知のフラックスとを混合して、ソルダペーストを得た。
得られたソルダペーストをチップ部品搭載用のプリント基板に印刷して、リフロー法によりチップ部品を実装した。実装時のソルダペーストの印刷条件、チップ部品のサイズ等については、後述する各評価に応じて適宜設定した。
<電子回路基板の製造>
各実施例および各比較例において得られたソルダペーストを、チップ部品搭載用プリント基板に印刷して、リフロー法によりチップ部品を実装した。ソルダペーストの印刷膜厚は、厚さ150μmのメタルマスクを用いて調整した。ソルダペーストの印刷後、1005サイズおよび3216サイズのチップコンデンサおよびチップ抵抗部品を、上記プリント基板の所定位置に搭載して、リフロー炉で加熱し、チップ部品を実装した。リフロー条件は、プリヒートを170~190℃、ピーク温度を260℃として、220℃以上である時間が45秒間となるように設定し、また、ピーク温度から200℃までの降温時の冷却速度を3~8℃/秒に設定した。
上記冷熱サイクルを3000サイクル繰り返したプリント基板について、0.4mmピッチのQFNランド部分(0.2mm幅ランド、0.2mm幅ギャップ)を外観観察し、下記の基準でランク付けした。
A:はんだ合金の変形が認められなかった。
B:はんだ合金の変形が認められたが、隣り合うランドのはんだ合金のブリッジは認められなかった。
C:隣り合うランドのはんだ合金との間にブリッジが形成されていた。
冷熱サイクル3000サイクル後の1005サイズおよび3216サイズのチップコンデンサ部分を切断して、断面を研磨後、はんだフィレット部に発生した亀裂の割合を、以下の基準によりランク付けした。評価チップ数は、1005サイズまたは3216サイズのチップコンデンサを各10個とし、各チップサイズにおいて、亀裂が最大のものにより、ランク付けを実施した。
A:亀裂の割合がフィレット全長の70%以下であった。
B:亀裂の割合がフィレット全長の100%未満であった。
C:亀裂がフィレット部を完全に横断していた。
冷熱サイクル3000サイクル後の3216サイズチップ抵抗部分を切断して、断面を研磨後、チップ抵抗部品自体の電極部分に発生した亀裂の程度を、以下の基準によりランク付けした。なお、評価チップ数は10個とし、亀裂が最大のものでランク付けを実施した。
A:部品電極に亀裂が発生していなかった。
B:部品電極に亀裂が入っているが断裂していなかった。
C:部品電極の亀裂により、電極部分が断裂していた。
「相変態」、「1005サイズチップを用いた際の耐久性」、「3216サイズチップを用いた際の耐久性」および「部品破壊」の各評価に対する評点として、評価“A”を2点、評価“B”を1点、評価“C”を0点とした。次いで、各評価項目の評点の合計を算出し、評価の合計に基づいて、各実施例および各比較例により得られたソルダペーストを、下記の基準によって総合的に評価した。
A:極めて良好(評点合計が8点である。)
B:良好(評点合計が6点または7点であり、かつ、評価“C”を含まない。)
C:不良(ランクCの項目を一つでも含む。)
Claims (6)
- 実質的に、スズ、銀、インジウム、ビスマスおよびアンチモンからなるはんだ合金であって、
前記はんだ合金の総量に対して、
前記銀の含有割合が、2.8質量%以上4質量%以下であり、
前記インジウムの含有割合が、6.2質量%以上9.0質量%以下であり、
前記ビスマスの含有割合が、0.7質量%以上5.0質量%以下であり、
前記アンチモンの含有割合が、0.3質量%以上5.0質量%以下であり、
前記スズの含有割合が、残部の割合であり、
下記判別式(1)のAの値が、4.36以下であることを特徴とする、はんだ合金。
