Claims (14)
- 고순도 이트륨으로서, 희토류 원소 및 가스 성분을 제외한 순도가 5 N 이상이며, Al, Fe, Cu 가 각각 1 wtppm 이하인 것을 특징으로 하는 고순도 이트륨.
- 제 1 항에 있어서,
W, Mo, Ta 의 총량이 10 wtppm 이하, U, Th 가 각각 50 wtppb 이하, 탄소가 150 wtppm 이하인 것을 특징으로 하는 고순도 이트륨. - 제 1 항 또는 제 2 항에 있어서,
고순도 이트륨으로서, 희토류 원소 및 가스 성분을 제외한 순도가 5 N 이상이며, Al, Fe, Cu, W, Mo, Ta, U, Th, 탄소의 합계량이 10 wtppm 이하인 것을 특징으로 하는 고순도 이트륨. - 제 1 항 내지 제 3 항 중 어느 한 항에 있어서,
방사선량 (α 선량) 이 0.001 cph/㎠ 미만인 것을 특징으로 하는 고순도 이트륨. - 가스 성분을 제외한 순도가 4 N 이하인 조이트륨 산화물의 원료를 욕온 500 ∼ 800 ℃ 에서 용융염 전해하여 이트륨 결정을 얻고, 이어서 이 이트륨 결정을 탈염 처리, 수세 및 건조시킨 후에, 전자빔 용해시켜 휘발성 물질을 제거하여, 희토류 원소 및 가스 성분을 제외한 순도를 5 N 이상으로 하는 것을 특징으로 하는 고순도 이트륨의 제조 방법.
- 제 5 항에 있어서,
용융염 전해욕으로서 염화칼륨 (KCl), 염화리튬 (LiCl), 염화이트륨 (YCl3) 으로 이루어지는 전해욕을 사용하는 것을 특징으로 하는 고순도 이트륨의 제조 방법. - 제 5 항 또는 제 6 항에 있어서,
Ta 제 또는 페라이트계 스테인리스 (SUS) 제의 애노드를 사용하여 용융염 전해를 실시하는 것을 특징으로 하는 고순도 이트륨의 제조 방법. - 제 5 항 내지 제 7 항 중 어느 한 항에 있어서,
가열로를 사용하여 1000 ℃ 이하의 온도에서 진공 가열하여, 증기압차에 의해 메탈과 염을 분리하거나, 또는 산으로 염을 용해시켜 분리함으로써, 탈염 처리를 실시하는 것을 특징으로 하는 고순도 이트륨의 제조 방법. - 고순도 이트륨 스퍼터링 타깃으로서, 희토류 원소 및 가스 성분을 제외한 순도가 5 N 이상이며, Al, Fe, Cu 가 각각 1 wtppm 이하인 것을 특징으로 하는 고순도 이트륨 스퍼터링 타깃.
- 제 9 항에 있어서,

타깃의 방사선량 (α 선량) 이 0.001 cph/㎠ 미만인 것을 특징으로 하는 고순도 이트륨 스퍼터링 타깃. - 제 9 항 내지 제 12 항의 고순도 이트륨 스퍼터링 타깃을 이용하여 성막한 메탈 게이트막.
- 제 13 항에 기재된 메탈 게이트막을 구비하는 반도체 소자 및 디바이스.
