Claims (7)
- (a) 하기 화학식 1로 이루어지는 인돌로카바졸로 이루어지는 중합체 또는 이를 포함하는 중합체 혼합물(blend); 및
(b) 유기 용매;
를 포함하여 이루어지는 반사방지 하드마스크 조성물.
[화학식 1]
상기 식에서, R1 및 R2는 각각 독립적으로 수소(H), C1~C10개의 알킬(alkyl)기 및 C6~C20개의 아릴(aryl)기로 이루어진 군에서 선택된 어느 하나이고, R1 및 R2는 서로 같거나 다를 수 있으며,
A는 C6~C40개의 히드록시기(OH)를 가지는 방향족 화합물이고,
m/(m+n)= 0.05~0.9 이며,
중량 평균분자량(Mw)는 1,000~30,000 이다. - 제 1항 또는 제2 항에 있어서,
상기 하드마스크 조성물은 가교제(crosslinker) 및 산(acid) 촉매 성분을 더 포함하여 이루어지는 반사방지 하드마스크 조성물. - 제 4항에 있어서,
상기 하드마스크 조성물은,
(a) 상기 인돌로카바졸로 이루어지는 중합체 또는 그를 포함하는 중합체 혼합물(blend) 1~30 중량%;
(b) 가교제 성분 0.1~5 중량%;
(c) 산 촉매 0.001~0.05 중량%; 및
(d) 나머지 성분으로 유기용매를 사용하며 총 100중량%로 이루어지는 반사방지 하드마스크 조성물. - 제 5항에 있어서,
상기 가교제는 멜라민 수지, 아미노 수지, 글리콜루릴 화합물 및 비스에폭시 화합물로 이루어진 군에서 선택되는 어느 하나인 반사방지 하드마스크 조성물. - 제 5항에 있어서,
상기 산 촉매는 p-톨루엔 술폰산 모노 하이드레이트(p-toluenesulfonic acid monohydrate), 피리디늄 p-톨루엔 술포네이트(Pyridinium p-toluene sulfonate), 2,4,4,6-테트라브로모시클로헥사디엔온, 벤조인 토실레이트, 2-니트로벤질 토실레이트 및 유기 술폰산의 알킬 에스테르로 이루어진 군에서 선택되는 반사방지 하드마스크 조성물.
