・銀コート銅粉:銀コート量10質量%(50.6体積%)、球状、平均粒径5μm 900部

Claims (4)
- 第一の面と第二の面を備えるベース基材と、
前記第一の面上に形成された導電路と、
前記第一の面から前記第二の面までを貫通する貫通孔と、
前記貫通孔に挿入され、少なくとも一部が前記第一の面から突出している放熱部材と、
前記放熱部材の側面を覆うとともに、前記貫通孔の内周面と、この内周面に囲まれた放熱部材の外周面との間に隙間なく介在する熱伝導性樹脂組成物と、
前記第一の面から突出している放熱部材を覆う金属層と、を有し、
前記金属層の外側表面と前記導電路の外側表面とがほぼ同一平面上にあることを特徴とする、放熱基板。 - 前記放熱部材が、前記ベース基材の第二の面から突出していることを特徴とする、請求項1に記載の放熱基板。
- 請求項1または2に記載の放熱基板と、
この放熱基板の前記導電路及び前記金属層に接続された電子部品とを有する、
放熱回路構成体。 - 第一の面と第二の面を備えるベース基材の第一の面に、第一金属膜を設けて金属積層体を得る工程と、
この金属積層体における前記第一金属膜の外側表面から前記ベース基材の第二の面まで、前記金属積層体を貫通する貫通孔を形成する工程と、
この貫通孔内に放熱部材が挿入され、この放熱部材の一部が前記第一金属膜の外側表面から突出しており、これら貫通孔内周面と放熱部材との間に熱伝導性樹脂組成物が隙間なく介在しているとともに放熱部材の側面が熱伝導性樹脂組成物で被覆されている状態にする工程と、
前記熱伝導性樹脂組成物を硬化させる工程と、
前記第一金属膜、前記熱伝導性樹脂組成物および前記放熱部材のそれぞれの外側表面がほぼ同一平面をなすように加工する工程と、
前記第一金属膜、放熱部材および熱伝導性樹脂組成物の表面を覆う第二金属膜を形成する工程と、
前記第二金属膜の一部を除去して任意のパターンに加工することにより、前記放熱部材の外側表面を覆う金属層及び導電路を設ける工程と、
を有する、放熱基板の製造方法。
