- 基板処理システムにおいて、1つまたは複数のリフトピンを介して基板支持体に対して上昇および下降され、エアロックを介して取り外されるように構成されたエッジリングであって、
上面と、
環状内径と、
環状外径と、
下面と、を備え、
前記エッジリングの前記上面は、前記基板支持体上に配置された基板の外側エッジを支持するように構成され、
前記エッジリングの前記上面の上部の外側コーナは、前記エアロックを介した前記エッジリングの取り外しを容易にするように、面取りされ、
前記環状外径は、前記エッジリングが前記エアロックを通過できるサイズであり、
前記基板の前記外側エッジを支持するために、前記エッジリングの前記環状内径は、前記上面に1段の段差を含み、
前記エッジリングは、前記基板支持体のボトムリングおよび/またはミドルリングから上方に延びるガイドに対して補完的な部位を備え、前記ガイドと相互作用するように構成される、エッジリング。 - 請求項1に記載のエッジリングであって、前記エッジリングの前記環状外径は、約325.9582mm(約12.833インチ)以下である、エッジリング。
- 請求項1に記載のエッジリングであって、前記エッジリングの前記環状内径は、約294.64mm(約11.6インチ)よりも大きい、エッジリング。
- 請求項1に記載のエッジリングであって、前記面取りされた上部の外側コーナは、約1.524mm(約0.060インチ)の高さ、約1.016mm(約0.040インチ)の幅、および約30°の角度を有する、エッジリング。
- 請求項1に記載のエッジリングであって、前記エッジリングの高さは、約6.807mm(約0.268インチ)である、エッジリング。
- 請求項1に記載のエッジリングであって、前記エッジリングの下部の内側コーナは、面取りされている、エッジリング。

- 請求項8に記載のエッジリングであって、前記環状溝の壁は、垂直である、エッジリング。
- 請求項8に記載のエッジリングであって、前記環状溝内の少なくとも第1のコーナは、面取りされている、エッジリング。
- 請求項8に記載のエッジリングであって、前記エッジリングの前記下面は、少なくとも4つの方向変化を含む、エッジリング。
- 請求項8に記載のエッジリングであって、前記エッジリングの下部の内側コーナは、面取りされている、エッジリング。
- 請求項12に記載のエッジリングであって、前記面取りされた下部の内側コーナは、約0.381mm(約0.015インチ)の高さ、約0.381mm(約0.015インチ)の幅、および約30°の角度を有する、エッジリング。
- 請求項1に記載のエッジリングであって、前記エッジリングは、段差状の構成を有する前記基板支持体のセラミック層と重なるように構成される、エッジリング。
