Description
また、窒化アルミニウムは、化学的安定性が低く、空気中の水と反応して水酸化アルミニウムを生じ、アンモニアを発生させる。接着剤は、ダイシング工程で多量の水にさらされることがあり、また長時間一般雰囲気下に置かれることが多いため、水や空気に対して安定である必要があるが、窒化アルミニウムは上記の特性から接着剤に適しているとは言い難い。
本発明はまた、前記接着シートが、粘着剤層付きの基材の前記粘着剤層上に積層されているダイシング・ダイボンディングフィルムに関する。
本発明の接着シートは、球状アルミナフィラーを含む。
なお、球状アルミナフィラーの平均粒径は、実施例に記載の方法で測定できる。
また、第2のピークの粒径が3μm未満であると、球状アルミナフィラーの高充填化が困難である。また、接着シートの粘度が高くなり過ぎ、被着体の凹凸に追従できない傾向がある。第2のピークの粒径が15μmを超えると、接着シートの薄膜化が困難になる。
なお、球状アルミナフィラーの粒度分布は、実施例に記載の方法で測定できる。
なお、球状アルミナフィラーの比表面積は、実施例に記載の方法で測定できる。
フェニルアミン系シランカップリング剤としては、N−フェニル−3−アミノプロピルトリメトキシシランなどが挙げられる。メタクリルシラン系シランカップリング剤としては、3−メタクリロキシプロピルメチルジメトキシシラン、3−メタクリロキシプロピルトリメトキシシラン、3−メタクリロキシプロピルメチルジエトキシシラン、3−メタクリロキシプロピルトリエトキシシランなどが挙げられる。
なお、重量平均分子量は、GPC(ゲル・パーミエーション・クロマトグラフィー)により測定し、ポリスチレン換算により算出された値である。
すなわち、レオメーター(HAAKE社製、商品名;RS−1)を用いて、パラレルプレート法により、溶融粘度を測定する。具体的には、130℃になる様に加熱しているプレートに、0.1gの接着シートを仕込み、測定を開始する。測定開始から240秒後の値の平均値を溶融粘度とする。尚、プレート間のギャップは0.1mmとする。
すなわち、接着シートを幅10mm、長さ30mm、厚さ40μmの短冊状にカッターナイフで切り出し、引張試験機(島津製作所製、商品名;テンシロン)を用いて、チャック間距離20mm、引張速度0.5m/minで引張試験を行う。そして、下記式により破断伸び率を求める。
破断伸び率(%)=(((破断時のチャック間距離(mm))−20)/20)×100
すなわち、接着シートを175℃で1時間の加熱処理により熱硬化させ、その後厚さ200μm、長さ400mm(測定長さ)、幅10mmの短冊状にカッターナイフで切り出し、固体粘弾性測定装置(RSAIII、レオメトリックサイエンティフィック(株)製)を用いて、−50〜300℃における貯蔵弾性率を測定する。測定条件は、周波数1Hz、昇温速度10℃/minとする。更に、tanδ(G”(損失弾性率)/G’(貯蔵弾性率))の値を算出することによりガラス転移温度を得る。
以下、本発明のダイシング・ダイボンディングフィルムについて説明する。図1は、本発明の一実施形態に係るダイシング・ダイボンディングフィルムの断面模式図である。図2は、本発明の他の実施形態に係るダイシング・ダイボンディングフィルムの断面模式図である。
図3を参照しながら、ダイシング・ダイボンディングフィルム10を用いた半導体装置の製造方法について説明する。図3は、半導体装置の一製造工程を示す図である。

接着シートの作製
表1及び表2に記載の配合比に従い、アクリルゴム、固形エポキシ樹脂、フェノール樹脂、液状エポキシ樹脂、触媒及び表面処理フィラーをメチルエチルケトン(MEK)に溶解、分散させ塗工に適した粘度の接着剤組成物溶液を得た。その後、635メッシュ(目開き20μm)の綾織のSUSメッシュを用いて接着剤組成物溶液をろ過し、ろ液をシリコーン離型処理した厚さが50μmのポリエチレンテレフタレートフィルムからなる離型処理フィルム(剥離ライナー)上に塗布した後、130℃で2分間乾燥させて、接着シート(厚さ25μm)を得た。
接着シートを、ダイシングフィルム(日東電工(株)製のP2130G)の粘着剤層上に25℃で貼り付けて、ダイシング・ダイボンドフィルムを作製した。
接着シートをるつぼに入れ、大気雰囲気下、700℃で2時間強熱して灰化させた。得られた灰分を純水中に分散させて10分間超音波処理し、レーザー回折散乱式粒度分布測定装置(ベックマンコールター社製、「LS 13 320」;湿式法)を用いて粒度分布(体積基準)及び平均粒径を求めた。なお、接着シートの組成としてフィラー以外は有機成分であり、上記の強熱処理により実質的に全ての有機成分が焼失することから、得られる灰分をフィラーとみなして測定を行った。
BET比表面積は、BET吸着法(多点法)により測定した。具体的には、Quantachrome製4連式比表面積・細孔分布測定装置「NOVA−4200e型」を用い、上記「フィラーの粒度分布及び平均粒径の測定」の項に従って得られる灰分を110℃6時間以上真空脱気した後に、窒素ガス中、77.35Kの温度下で測定した。
研削装置((株)DISCO製のDGP−8760)を用いて、シリコンベアウエハ(8インチ径、厚さ750μm)の裏面を研削し、厚さ100μmのシリコンウェハを得た。ダイシング・ダイボンディングフィルムの接着シート上に、シリコンウエハを貼り合わせた。貼り合わせ条件は、下記の通りである。

接着シート(厚さ20μm)をそれぞれ温度40℃の条件下で10mm角の半導体チップに貼り付けた後、接着シートを介して半導体チップをBGA基板にマウントした。マウント条件は、温度120℃、圧力0.1MPa、1secとした。次に、半導体チップがマウントされたBGA基板を、乾燥機にて130℃で1時間熱処理し、その後封止樹脂(日東電工(株)製、GE−100)でパッケージングした。封止条件は加熱温度175℃、90秒とした。その後、85℃、60%Rh、168時間の条件下で吸湿を行い、更に260℃以上で10秒間保持する様に設定したIRリフロー炉に、半導体パッケージを載置した。その後、半導体パッケージをガラスカッターで切断し、その断面を超音波顕微鏡で観察して、接着シートとBGA基板の境界における剥離の有無を確認した。確認は半導体チップ9個に対し行い、剥離が生じている半導体チップが0個の場合を○、1個以上の場合を×とした。

- 球状アルミナフィラーと、高分子量成分(A)及び低分子量成分(B)を含む樹脂成分とを含み、
前記高分子量成分(A)の重量平均分子量は10000以上であり、
前記低分子量成分(B)の重量平均分子量は5000以下であり、
前記低分子量成分(B)が、少なくともエポキシ樹脂及びフェノール樹脂を含み、
前記高分子量成分(A)がアクリルゴムであり、
接着シート100重量部に対して、前記球状アルミナフィラーの含有量が78〜88重量部であり、
前記樹脂成分の含有量は、前記接着シート100重量部に対して、10重量部以上22重量部以下であり、
前記球状アルミナフィラーの平均粒径が2〜9μm、比表面積が0.8〜8.0m2/gであり、
前記高分子量成分(A)の重量/前記高分子量成分(A)及び前記低分子量成分(B)の合計重量 で表される重量比率が0.03〜0.25であり、
前記球状アルミナフィラーの粒度分布において、ピークが2つ以上存在し、
0.2〜0.8μmの粒径範囲に第1のピークが存在し、3〜15μmの粒径範囲に第2のピークが存在し、
130℃での溶融粘度が5〜5000Pasであり、
175℃で1時間の加熱処理により熱硬化させた後のガラス転移温度が100℃以上であり、
175℃で1時間の加熱処理により熱硬化させた後の260℃での引張貯蔵弾性率が10〜1000MPaである、
