Description
式(1)中、X1及びX2は同一でも異なってもよく、アクリロイル基[CH2=CH−C(=O)−]、メタクリロイル基[CH2=C(CH3)−C(=O)−]又は水素原子[H−]を表し、少なくとも一方はアクリロイル基又はメタクリロイル基であり、nは8〜15の整数を表す。
式(1)中、X1及びX2は同一でも異なってもよく、アクリロイル基[CH2=CH−C(=O)−]、メタクリロイル基[CH2=C(CH3)−C(=O)−]又は水素原子[H−]を表し、少なくとも一方はアクリロイル基又はメタクリロイル基であり、nは8〜15の整数を表す。

(実施例1)
熱可塑性樹脂としてポリエステルウレタン樹脂(UR−8200、東洋紡製、30%溶液)を不揮発分換算で40質量部、エチレン酢酸ビニル共重合体(EV40W、三井デュポンポリケミカル製、20%溶液)を不揮発分換算で10質量部、第一のラジカル重合性物質として1,10−デカンジオールジアクリレート(A−DOD−N、新中村化学工業製)を5質量部、第二のラジカル重合性物質として、ウレタンアクリレートオリゴマー(UA5500、新中村化学工業製)のトルエン溶解品70質量%溶液を不揮発分換算で33質量部、第三のラジカル重合性物質として2−メタクリロキシエチルアシッドホスフェート(P−2M、共栄社化学製)を2質量部、ラジカル重合開始剤としてジラウロイルパーキサイド(パーロイルL、日油製)を10質量部、及び、ポリスチレンを核とする粒子の表面に、厚み0.2μmのニッケル層を設け、このニッケル層の外側に、厚み0.04μmの金層(金めっき)を設けた平均粒径10μmの導電性粒子を5質量部混合した。この混合溶液をアプリケータで支持フィルムとしてのPETフィルム上に塗布し、70℃10分の熱風乾燥により、厚み20μmのフィルム状接着剤を形成し、接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)に代えて、1,10−デカンジオールジメタクリレート(DOD−N、新中村化学工業製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)に代えて、1,9−ノナンジオールジアクリレート(A−NOD−N、新中村化学工業製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)に代えて、1,9−ノナンジオールジメタクリレート(NOD−N、新中村化学工業製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)の配合量を8質量部に変更し、ウレタンアクリレートオリゴマー(UA5500)の配合量を30質量部に変更したこと以外は、実施例1と同様にして接着剤シートを得た。
ウレタンアクリレートオリゴマー(UA5500)の配合量を27質量部に変更し、第二のラジカル重合性物質として更にイソシアヌル酸EO変性ジアクリレート(M−215、東亞合成製)を3質量部配合し、ジラウロイルパーキサイドの配合量を13質量部に変更したこと以外は、実施例1と同様にして接着剤シートを得た。
ウレタンアクリレートオリゴマー(UA5500)の配合量を30質量部に変更し、第二のラジカル重合性物質として更にイソシアヌル酸EO変性ジアクリレート(M−215、東亞合成製)を3質量部配合し、ジラウロイルパーオキサイドの配合量を7質量部に変更し、ラジカル重合開始剤として更にジ−t−ブチルパーオキシヘキサハイドロテレフタレート(HTP−65W、化薬アクゾ製、20%溶液)を不揮発分換算で3質量部配合こと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)を配合せず、イソシアヌル酸EO変性ジアクリレート(M−215、東亞合成製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)を配合せず、イソシアヌル酸EO変性トリアクリレート(M−315、東亞合成製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
1,10−デカンジオールジアクリレート(A−DOD−N)を配合せず、ジシクロペンタジエン型ジアクリレート(DCP−A、共栄社化学製)を5質量部配合したこと以外は、実施例1と同様にして接着剤シートを得た。
実施例1〜7及び比較例1〜3の接着剤シートをそれぞれ用いて、厚み75μmのポリイミド上に直接形成された、ライン幅50μm、ピッチ100μm、厚み18μmの銅回路、銅表面には厚み0.1μmの錫めっきを施したフレキシブル回路板(FPC)と、二酸化珪素によって表面を覆われたPETフィルム、又は銀ペーストによって表面を覆われたPETフィルムとを、130℃−2MPa−10秒、幅2.0mmで接続した。この際、予め上記のPETフィルム上に、接着剤シートのフィルム状接着剤の接着面を貼り付けた後、70℃、1MPa、2秒間加熱加圧して仮接続し、その後、接着剤シートから支持フィルムであるPETフィルムを剥離してFPCと接続した。
作製した回路接続構造体(FPC−SiO2PETフィルム)の接着強度をJIS−Z0237に準じた90度剥離法により測定した。接着強度の測定装置として、東洋ボールドウィン(株)製「テンシロンUTM−4」(商品名)(剥離速度50mm/min、25℃)を使用した。得られた結果を表3に示す。
作製した回路接続構造体(FPC−AgペーストPETフィルム)の対向する電極間の抵抗値を接続直後、及び85℃/85%RHの環境下で250時間保持する信頼性試験後にそれぞれマルチメーターで測定した。抵抗値は対向する回路電極間の抵抗値37点の平均値と最大値を測定した。得られた結果を表3に示す。
Claims (17)
- 前記ジラウロイルパーオキサイドの含有量は、前記回路接続材料に含まれるラジカル重合性物質の総量100質量部に対して10〜40質量部である、請求項1に記載の回路接続材料。
- 前記第一のラジカル重合性物質の含有量は、前記ジラウロイルパーオキサイドの含有量100質量部に対して30〜100質量部である、請求項1又は2に記載の回路接続材料。
- 熱可塑性樹脂をさらに含む、請求項1〜3のいずれか一項に記載の回路接続材料。
- 前記熱可塑性樹脂がポリエステルウレタン樹脂である、請求項4に記載の回路接続材料。
- リン酸エステル構造を有する第三のラジカル重合性物質をさらに含む、請求項1〜5のいずれか一項に記載の回路接続材料。
- 第一の基板及び該基板の主面上に形成された第一の回路電極を有する第一の回路部材と、
第二の基板及び該基板の主面上に形成された第二の回路電極を有し、該第二の回路電極と前記第一の回路電極とが対向するように配置され、該第二の回路電極が前記第一の回路電極と電気的に接続されている第二の回路部材と、
前記第一の回路部材及び前記第二の回路部材の間に介在する接続部と、
を備え、
前記接続部は、請求項1〜7のいずれか一項に記載の回路接続材料の硬化物である、回路接続構造体。 - 第一の基板及び該基板の主面上に形成された第一の回路電極を有する第一の回路部材と、第二の基板及び該基板の主面上に形成された第二の回路電極を有し、該第二の回路電極と前記第一の回路電極とが対向するように配置された第二の回路部材との間に請求項1〜7のいずれか一項に記載の回路接続材料を介在させ、前記第一の回路電極と前記第二の回路電極とが電気的に接続されるように前記第一の回路部材及び前記第二の回路部材を加圧する工程、を備える、回路接続構造体の製造方法。
- 前記ジラウロイルパーオキサイドの含有量は、前記接着剤組成物に含まれるラジカル重合性物質の総量100質量部に対して10〜40質量部である、請求項10に記載の接着剤組成物。
- 前記第一のラジカル重合性物質の含有量は、前記ジラウロイルパーオキサイドの含有量100質量部に対して30〜100質量部である、請求項10又は11に記載の接着剤組成物。
- 熱可塑性樹脂をさらに含む、請求項10〜12のいずれか一項に記載の接着剤組成物。
- 前記熱可塑性樹脂がポリエステルウレタン樹脂である、請求項13に記載の接着剤組成物。
- リン酸エステル構造を有する第三のラジカル重合性物質をさらに含む、請求項10〜14のいずれか一項に記載の接着剤組成物。
- 支持フィルムと、該支持フィルム上に設けられた、請求項10〜16のいずれか一項に記載の接着剤組成物からなるフィルム状接着剤と、を備える、接着剤シート。
