Description
以下、大型ペリクルのハンドリング治具による大型ペリクルの取り出し試験について説明する。取り出し試験は、クリーンルームにおいて、ハンドリング治具を用いて大型ペリクルをペリクルケースのトレイから取り出す試験であり、比較例の大型ペリクルと本実施形態の大型ペリクルとについて実施した。
また、貼付装置による大型ペリクルの貼付試験について説明する。貼付試験は、クリーンルームにおいて、フォトマスクの替わりに青板ガラスに貼り付けた。ペリクルのフォトマスクへの貼り付けは貼付装置を用いて各辺の角部の頂部同士をつないだ直線に沿ってペリクル枠体の幅分だけ加圧した。
Claims (3)
- 開口部を有するペリクル枠体と、
前記ペリクル枠体の前記開口部を覆うように展張されたペリクル膜とを備え、
前記ペリクル枠体の少なくとも一辺が、1400mm以上の長さで且つ当該一辺の内側への撓み量と長さとの比が0%よりも大きく0.3%未満であり、
前記ペリクル枠体は、対向する一対の長辺と、対向する一対の短辺とから構成されており、
前記短辺の平面視における幅は、前記長辺の幅よりも広いことを特徴とする大型ペリクル。 - 前記一辺の内側への撓み量と辺の幅との比が0%よりも大きく30%未満であることを特徴とする請求項1に記載の大型ペリクル。
- 前記一辺の側面には、長手方向に沿った溝部が設けられており、
前記溝部の深さは、辺の幅に対して0.05倍以上0.7倍以下であることを特徴とする請求項1又は2記載の大型ペリクル。
