Description
よって前記半導体基板に生じた熱酸化膜となった部分をフッ酸含有溶液で除去するので、エッチング残渣をほぼ完全に除去することができる。したがって、エッチング残渣による影響をほぼ皆無に抑え、後工程において、例えば反射防止膜を形成する際にムラが生じたりすることがなく、高い変換効率を有する高特性の太陽電池素子を形成することが可能となる。
非常に小さいので体積に対する表面積の割合が大きくなり、酸化が進行しやすい。したがって図1(b)に示すように、この第一の酸化膜除去工程によって極めて容易に除去することができるのである。

Claims (1)
- 一導電型を有する半導体基板の一主面側にドライエッチングで微細な凹凸を形成する凹凸形成工程と、前記凹凸形成工程に引き続いて、前記半導体基板の一主面側に逆導電型半導体領域を設ける逆導電型半導体形成工程とを具備した太陽電池素子の製造方法において、前記凹凸形成工程は、塩素(Cl2)と酸素(O2)と六フッ化硫黄(SF6)が1:5:5の割合で流し、反応圧力7Paの雰囲気下で、前記ドライエッチングによりエッチングされる量が、基板面積1cm2当たり0.015mgを超えないようにしながら微細な凹凸を形成する工程と、次いで前記半導体基板の自然酸化膜をフッ酸含有溶液で除去する第一の酸化膜除去工程とを備え、前記逆導電型半導体形成工程は、前記半導体基板を加熱して逆導電型不純物を熱拡散させることにより前記逆導電型半導体領域を形成する工程と、次いで前記熱拡散によって前記半導体基板に生じた熱酸化膜をフッ酸含有溶液で除去する第二の酸化膜除去工程とを備えたことを特徴とする太陽電池素子の製造方法。
