Abstract
Provided in the present invention are a semiconductor device and a manufacturing method therefor. The semiconductor device comprises: a substrate, which has a first surface and a second surface facing away from each other; and a first ion-doped region and a second ion-doped region, which have opposite doping types, wherein the first ion-doped region extends from the first surface into the substrate, the second ion-doped region extends towards the second surface from the side of the first ion-doped region that is away from the first surface, the second ion-doped region includes at least two layers of ion implantation regions, the ion doping concentrations of the layers of ion implantation regions increase layer by layer in a direction from the first surface to the second surface, and the widths of the layers of ion implantation regions increase layer by layer in a direction parallel to the first surface, such that the first ion-doped region and the second ion-doped region form a graded junction. The technical solution of the present invention can improve the detection efficiency of the semiconductor device.

When they collide with atoms in the lattice during movement, they will be ionized, generating additional electron-hole pairs. These newly born electrons and holes are also accelerated, and new collisions and ionizations occur, generating more electron-hole pairs. This physical process is called the avalanche effect, which multiplies the primary photocurrent and amplifies it.
