Claims (13)
- 반도체 재료로 구성된 기판;상기 기판 내에 서로 이격되어 형성되고 상기 기판과 반대 극성으로 도핑된 소스 영역 및 드레인 영역;상기 소스 영역과 드레인 영역 사이에 배치된 채널 영역;상기 채널 영역 상에 배치되고 전기적 절연 재료로 구성된 절연층; 및상기 절연층 위에 이격되어 배치된 게이트 전극을 포함하는 전계 효과 트랜지스트에 있어서,상기 절연층 상에 위치하는 금층을 더 포함하는, 티올기를 갖는 분석물을 검출하기 위한 전계 효과 트랜지스트.
- 제1항에 있어서, 상기 반도체 물질은 실리콘이고, 상기 절연층은 실리콘 디옥사이드 및 실리콘 니트라이드로 이루어진 군으로부터 선택되는 것인 티올기를 갖는 분석물을 검출하기 위한 전계 효과 트랜지스트.
- 제1항에 있어서, 상기 절연층과 금층 사이에 폴리실리콘층을 더 포함하는 것인 티올기를 갖는 분석물을 검출하기 위한 전계 효과 트랜지스트.
- 입구와 출구가 마이크로채널에 의하여 연결되어 있는 미세유동장치에 있어 서,반도체 재료로 구성된 기판;상기 기판 내에 서로 이격되어 형성되고 상기 기판과 반대 극성으로 도핑된 소스 영역 및 드레인 영역;상기 소스 영역과 드레인 영역 사이에 배치된 채널 영역;상기 채널 영역 상에 배치되고 전기적 절연 재료로 구성된 절연층; 및상기 절연층 위에 이격되어 배치된 게이트 전극을 포함하는 전계 효과 트랜지스트에 있어서,상기 절연층 상에 위치하는 금층을 더 포함하는, 티올기를 갖는 분석물을 검출하기 위한 전계 효과 트랜지스트를 포함하고,상기 전계 효과 트랜지스트는 마이크로채널 내에 형성되어 있는 미세유동장치.
- 제4항에 있어서, 상기 반도체 물질은 실리콘이고, 상기 절연층은 실리콘 디옥사이드 및 실리콘 니트라이드로 이루어진 군으로부터 선택되는 것인 미세유동장치.
- 제4항에 있어서, 상기 절연층과 금층 사이에 폴리실리콘층을 더 포함하는 것인 미세유동장치.
- 제4항에 있어서, 상기 마이크로채널은 PCR 증폭부를 포함하고, 상기 PCR 증폭부는 상기 전계 효과 트랜지스트의 전단에 위치하는 미세유동장치.
- 티올기를 포함하는 분석물을 포함하는 시료를 제1항에 따른 전계 효과 트랜지스트의 금층에 접촉시키는 단계; 및상기 전계 효과 트랜지스트의 소스 영역 및 드레인 영역 사이의 채널에 흐르는 전류 값을 측정하는 단계:를 포함하는 상기 분석물을 검출하는 방법.
- 제8항에 있어서, 상기 분석물은 3' 또는 5' 말단 또는 양쪽 말단이 티올기로 표지된 핵산인 방법.
- 제9항에 있어서, 상기 핵산은 PCR 산물 및 그의 정제물인 방법.
- 티올기를 포함하는 분석물을 포함하는 시료를 제4항에 따른 미세유동장치의 전계 효과 트랜지스트의 금층에 접촉시키는 단계; 및상기 전계 효과 트랜지스트의 소스 영역 및 드레인 영역 사이의 채널에 흐르는 전류 값을 측정하는 단계:를 포함하는 상기 분석물을 검출하는 방법.
- 제11항에 있어서, 상기 분석물은 3' 또는 5' 말단 또는 양쪽 말단이 티올기로 표지된 핵산인 방법.
- 제12항에 있어서, 상기 핵산은 PCR 산물 및 그의 정제물인 방법.
