CONSTITUTION: After forming the first interlayer dielectric(13) on a semiconductor substrate(11), an etching stop layer(15) is formed at the upper portion of the first interlayer dielectric. At this time, the etching stop layer is made of a silicon nitride thin film. Then, a storage node contact hole is formed by selectively patterning the silicon nitride thin film and the first interlayer dielectric. A plug(17) is formed in the storage node contact hole.
