Claims (10)
- 제 1 및 제 2 영역을 구비하는 주면을 갖는 릴리프 구조 형성층과, 상기 릴리프 구조 형성층의 제 2 영역에만, 또는 제 1 영역의 일부 및 제 2 영역에 형성된 제 1 층을 포함하는 적층체로서,
상기 릴리프 구조 형성층은, 평면에서 보았을 때, 제 1 방향 또는 제 1 방향에서 좌우로 10 도까지의 방향으로 연장되어 있는 요철 구조를 갖는 제 1 영역과, 평면에서 보았을 때, 제 1 방향에 직교하는 제 2 방향 또는 제 2 방향에서 좌우로 65 도까지의 방향으로 연장되어 있는 요철 구조, 또는 제 1 방향에 직교하는 제 2 방향 또는 제 2 방향에서 좌우로 65 도까지의 방향으로 연장되어 있는 요철 구조 및 평탄면을 갖는 제 2 영역을 구비하고,
제 1 층은, 상기 릴리프 구조 형성층의 재료와는 상이한 제 1 재료를 포함하고, 상기 릴리프 구조 형성층의 표면 형상에 대응한 표면 형상을 갖고, 상기 릴리프 구조 형성층의 제 1 영역에 있어서의 요철 구조의 애스펙트비가, 상기 릴리프 구조 형성층의 제 2 영역에 있어서의 요철 구조의 애스펙트비와 동등하거나, 또는 작은 것을 특징으로 하는, 적층체. - 제 1 항에 있어서,
제 2 영역은, 복수의 서브 영역을 포함하고,
상기 서브 영역 사이에서, 요철 구조가 연장되는 방향, 주기, 또는 깊이/높이 중 적어도 1 개가 상이한 것을 특징으로 하는 적층체. - 제 1 항에 있어서,
제 1 영역은, 복수의 서브 영역을 포함하고,
상기 서브 영역 사이에서, 요철 구조가 연장되는 방향, 주기, 또는 깊이/높이 중 적어도 1 개가 상이한 것을 특징으로 하는 적층체. - 제 1 항에 있어서,
제 2 영역은, 2 개 이상의 방향으로 연장되어 있는 요철 구조인 크로스 그레이팅 구조를 갖는 것을 특징으로 하는 적층체. - 제 1 항에 있어서,
제 1 영역은, 2 개 이상의 방향으로 연장되어 있는 요철 구조인 크로스 그레이팅 구조를 갖는 것을 특징으로 하는 적층체. - 제 1 항에 있어서,
적어도 제 1 층을 덮는 제 2 층을 포함하는 것을 특징으로 하는 적층체. - 제 6 항에 있어서,
상기 릴리프 구조 형성층의 제 1 영역의 일부에 포함되는 제 2 층 상에 에칭 마스크층을 포함하는 것을 특징으로 하는 적층체. - 제 1 항에 있어서,
상기 제 1 재료는, Al, Sn, Cr, Ni, Cu, Au, Ag 의 금속, 이들 금속의 화합물 및 합금, Sb2O3, Fe2O3, TiO2, CdS, CeO2, ZnS, PbCl2, CdO, WO3, SiO, Si2O3, In2O3, PbO, Ta2O3, Ta2O5, ZnO, ZrO2, MgO, SiO2, Si2O2, MgF2, CeF3, CaF2, AlF3, Al2O3, 규소 산화물 (SiOx, 1 < X < 2), 그리고 GaO 로 이루어지는 군에서 선택되는 것을 특징으로 하는 적층체. - 제 1 및 제 2 영역을 구비하는 주면을 갖는 릴리프 구조 형성층과, 상기 릴리프 구조 형성층의 제 2 영역에만, 또는 제 1 영역의 일부 및 제 2 영역에 형성된 제 1 층을 포함하는 적층체의 제조 방법으로서,
(a) 평면에서 보았을 때, 제 1 방향 또는 제 1 방향에서 좌우로 10 도까지의 방향으로 연장되어 있는 요철 구조를 갖는 제 1 영역과, 평면에서 보았을 때, 제 1 방향에 직교하는 제 2 방향 또는 제 2 방향에서 좌우로 65 도까지의 방향으로 연장되어 있는 요철 구조 및/또는 평탄면을 갖는 제 2 영역을 구비하는 릴리프 구조 형성층을 형성하는 공정과,
(b) 상기 릴리프 구조 형성층의 제 1 및 제 2 영역에, 상기 릴리프 구조 형성층의 재료와는 상이한 제 1 재료를 퇴적하여, 상기 릴리프 구조 형성층의 표면 형상에 대응한 표면 형상을 갖는 제 1 재료 적층체를 형성하는 공정과,
(c) 기상 퇴적 장치에 있어서, 공정 (a) 에 기재된 제 1 방향과 상기 제 1 재료 적층체의 반송 방향이 일치하도록, 상기 제 1 재료 적층체를 배치하는 공정과,
(d) 상기 배치한 제 1 재료 적층체를 반송함과 함께, 상기 제 1 재료 적층체의 제 1 재료로 퇴적되어 있는 면에 대해 사방에서 상기 제 1 재료와는 상이한 제 2 재료를 기상 퇴적하여, 제 2 재료 적층체를 형성하는 공정과,
(e) 상기 제 2 재료 적층체를, 제 1 재료와 반응하는 반응성 가스 또는 액에 노출시켜, 상기 릴리프 구조 형성층의 제 2 영역에만, 또는 제 1 영역의 일부 및 제 2 영역에 형성된, 제 1 층과, 제 2 층을 이 순서로 포함하는 적층체를 형성하는 공정과,
(f) 공정 (e) 에서 형성한 상기 적층체로부터 제 2 층을 제거하는 공정을 포함하는 것을 특징으로 하는 적층체의 제조 방법. - 제 1 및 제 2 영역을 구비하는 주면을 갖는 릴리프 구조 형성층과, 상기 릴리프 구조 형성층의 제 2 영역에만, 또는 제 1 영역의 일부 및 제 2 영역에 형성된, 제 1 층과, 제 2 층을 이 순서로 포함하는 적층체의 제조 방법으로서,
(a) 평면에서 보았을 때, 제 1 방향 또는 제 1 방향에서 좌우로 10 도까지의 방향으로 연장되어 있는 요철 구조를 갖는 제 1 영역과, 평면에서 보았을 때, 제 1 방향에 직교하는 제 2 방향 또는 제 2 방향에서 좌우로 65 도까지의 방향으로 연장되어 있는 요철 구조 및/또는 평탄면을 갖는 제 2 영역을 구비하는 릴리프 구조 형성층을 형성하는 공정과,
(b) 상기 릴리프 구조 형성층의 제 1 및 제 2 영역에, 상기 릴리프 구조 형성층의 재료와는 상이한 제 1 재료를 퇴적하여, 상기 릴리프 구조 형성층의 표면 형상에 대응한 표면 형상을 갖는 제 1 재료 적층체를 형성하는 공정과,
(c) 기상 퇴적 장치에 있어서, 공정 (a) 에 기재된 제 1 방향과 상기 제 1 재료 적층체의 반송 방향이 일치하도록, 상기 제 1 재료 적층체를 배치하는 공정과,
(d) 상기 배치한 제 1 재료 적층체를 반송함과 함께, 상기 제 1 재료 적층체의 제 1 재료로 퇴적되어 있는 면에 대해 사방에서 상기 제 1 재료와는 상이한 제 2 재료를 기상 퇴적하여, 제 2 재료 적층체를 형성하는 공정과,
(e) 상기 제 2 재료 적층체를, 제 1 재료와 반응하는 반응성 가스 또는 액에 노출시키는 공정을 포함하는 것을 특징으로 하는 적층체의 제조 방법.
