- 태양전지의 광흡수층 제조용 전구체(precursor)를 제조하는 방법으로서,
(i) 환원제를 포함하는 제 1 용액 및 구리(Cu)염 및 주석(Sn)염을 포함하는 제 2 용액을 준비하는 과정;
(ii) 상기 제 1 용액과 제 2 용액을 혼합하여 반응시켜 구리(Cu)-주석(Sn) 바이메탈릭 금속 나노 입자를 합성하는 과정;
(iii) 상기 과정(ii)의 Cu-Sn 바이메탈릭 금속 나노 입자가 분산된 상태의 용액에 아연(Zn)-리간드 복합체를 혼합하고 반응시키는 과정; 및
(iv) 상기 과정(iii)의 반응물에 구리(Cu)염을 첨가하여 Zn-Cu 치환 반응을 통해 광흡수층 제조용 전구체를 합성한 후, 정제하는 과정을 포함하고,
상기 태양전지의 광흡수층 제조용 전구체는
(a) 구리(Cu)-주석(Sn) 바이메탈릭(bimetallic) 금속으로 이루어진 제 1 상(phase)과, 아연(Zn) 함유 칼코게나이드 및 구리(Cu) 함유 칼코게나이드로 이루어진 제 2 상(phase)을 포함하는 응집상 복합체; 또는
(b) 구리(Cu)-주석(Sn) 바이메탈릭 금속 나노 입자로 이루어진 코어와, 아연(Zn) 함유 칼코게나이드 및 구리(Cu) 함유 칼코게나이드로 이루어진 쉘을 포함하는 코어-쉘 구조의 나노 입자; 또는
(c) 상기 응집상 복합체와 코어-쉘 구조의 나노 입자의 혼합물로 구성된 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법. - 태양전지의 광흡수층 제조용 전구체를 제조하는 방법으로서,
(i) 환원제를 포함하는 제 1 용액 및 구리(Cu)염 및 주석(Sn)염을 포함하는 제 2 용액을 준비하는 과정;
(ii) 상기 제 1 용액과 제 2 용액을 혼합하여 반응시켜 구리(Cu)-주석(Sn) 바이메탈릭 금속 나노 입자를 합성하는 과정;
(iii) 황(S), 셀레늄(Se), 황(S)을 포함하는 화합물, 및 셀레늄(Se)을 포함하는 화합물로 이루어진 군에서 선택되는 1종 이상의 VI족 소스를 포함하는 제 3 용액과, 아연(Zn)염을 포함하는 제 4 용액을 준비하는 과정;
(iv) 상기 과정(ii)의 Cu-Sn 바이메탈릭 금속 나노 입자가 분산된 상태의 용액에 제 3 용액 및 제 4 용액을 혼합하고 반응시키는 과정; 및
(v) 상기 과정(iv)의 반응물에 구리(Cu)염을 첨가하여 Zn-Cu 치환 반응을 통해 광흡수층 제조용 전구체를 합성한 후, 정제하는 과정을 포함하고,
상기 태양전지의 광흡수층 제조용 전구체는
(a) 구리(Cu)-주석(Sn) 바이메탈릭(bimetallic) 금속으로 이루어진 제 1 상(phase)과, 아연(Zn) 함유 칼코게나이드 및 구리(Cu) 함유 칼코게나이드로 이루어진 제 2 상(phase)을 포함하는 응집상 복합체; 또는
(b) 구리(Cu)-주석(Sn) 바이메탈릭 금속 나노 입자로 이루어진 코어와, 아연(Zn) 함유 칼코게나이드 및 구리(Cu) 함유 칼코게나이드로 이루어진 쉘을 포함하는 코어-쉘 구조의 나노 입자; 또는
(c) 상기 응집상 복합체와 코어-쉘 구조의 나노 입자의 혼합물로 구성된 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법. - 제 12 항에 있어서, 상기 제 1 용액 및 제 2 용액의 용매는 물, 알콜류, 디에틸렌글리콜(diethylene glycol), 오레일아민(oleylamine), 에틸렌글리콜(ethyleneglycol), 트리에틸렌글리콜(triethylene glycol), 디메틸설폭사이드(dimethyl sulfoxide), 디메틸포름아마이드(dimethyl formamide) 및 NMP(N-methyl-2-pyrrolidone)로 이루어진 군에서 선택되는 하나 이상인 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법.
- 제 12 항에 있어서, 상기 구리(Cu)염 및 주석(Sn)염의 염은, 서로 독립적으로, 불화물(fluoride), 염화물(chloride), 브롬화물(bromide), 요오드화물(iodide), 질산염(nitrate), 아질산염(nitrite), 황산염(sulfate), 아세트산염(acetate), 시트르산염(citrate), 아황산염(sulfite), 아세틸아세토네이트염(acetylacetoante), 아크릴레이트염(acrylate), 사이안화물(cyanide), 포스페이트염(phosphate) 및 수산화물(hydroxide)로 이루어진 군에서 선택되는 하나 이상의 형태인 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법.
- 제 12 항에 있어서, 상기 제 1 용액 및 제 2 용액 중 어느 하나 이상에는 캡핑제가 더 포함되어 있는 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법.

- 제 13 항에 있어서, 상기 제 1 용액 내지 제 4 용액의 용매는 물, 알콜류, 디에틸렌글리콜(diethylene glycol), 오레일아민(oleylamine), 에틸렌글리콜(ethyleneglycol), 트리에틸렌글리콜(triethylene glycol), 디메틸설폭사이드(dimethyl sulfoxide), 디메틸포름아마이드(dimethyl formamide) 및 NMP(N-methyl-2-pyrrolidone)로 이루어진 군에서 선택되는 하나 이상인 것을 특징으로 하는 광흡수층 제조용 전구체의 제조방법.
