다음, 도 9e 및 도 10e에 도시한 바와 같이, 상기 애싱에 의해 제 2 포토레지스트 패턴(도 9c 및 도 10c의 181b)이 제거됨으로써 노출된 소스 드레인 패턴(도 9d의 127)과 그 하부의 제 2 불순물 비정질 실리콘 패턴(도 9d의 125a)을 순차적으로 식각하여 제거함으로써 화소영역(P)에 있어서는 서로 이격하는 소스 및 드레인 전극(131, 133)을 형성하고, 그 하부로 상기 액티브층(124)을 노출시키며 서로 이격하는 불순물 비정질 실리콘의 오믹콘택층(129)을 형성한다. 또한 비표시영역(NA)에 있어서는 데이터 배선(126)간 또는 데이터 연결배선(미도시)간 이격하는 영역 일부의 상기 금속배선(도 10d의 128)과 제 3 불순물 비정질 실리콘 패턴(도 10의 125b)을 제거함으로써 배선형태의 상기 제 2 순수 비정질 실리콘 패턴(123) 상부로 상기 데이터 배선(126) 또는 데이터 연결배선(미도시)에서 분기하며 이격하는 형태의 금속패턴(135)을 형성한다. 이때 상기 금속패턴(135)과 상기 제 2 순수 비정질 실리콘 패턴(123) 사이에는 여전히 제 3 불순물 비정질 실리콘 패턴(125b)이 남아있게 된다. 한편 상기 배선형태의 제 2 순수 비정질 실리콘 패턴(123)은 반도체 배선(123)을 이루게 된다. 이렇게 형성된 반도체 배선(123)은 순수 비정질 실리콘으로 이루어지는 바, 소량의 캐리어는 이를 통해 이동이 가능하며 금속물질과는 완전한 전기적 도통은 이루어지지 않으므로 데이터 배선(126)간의 쇼트는 발생하지 않 는 것이 특징이다. 한편 상기 데이터 배선(126) 또는 데이터 연결배선(미도시)에서 분기하는 형태로 이격하며 형성되는 상기 금속패턴(128)은 생략될 수 있다. 이후 스트립을 진행하여 상기 제 1 포토레지스트 패턴(181a)을 제거한다. 상기 게이트 배선과 게이트 전극을 형성하고, 그 상부로 게이트 절연막을 형성한다. 이후 상기 게이트 절연막 위로 순수 및 불순물 비정질 실리콘층을 형성 한 후 이를 패터닝하여 화소영역에는 액티브층과 그 상부로 연결된 형태의 불순물 비정질 실리콘 패턴을 형성하고, 동시에 비표시영역에는 순수 및 불순물 비정질 실리콘 이중층 구조의 배선패턴을 형성한다. 이후 금속물질층 증착하고 패터닝하여 상기 불순물 비정질 실리콘 패턴 상부에서 서로 이격하는 소스 및 드레인 전극과 상기 소스 전극과 연결되는 데이터 배선과 및 이와 연결된 데이터 연결배선을 형성하고, 드라이 에칭을 실시하여 상기 소스 및 드레인 전극 사이로 노출된 불순물 비정질 실리콘 패턴과 상기 데이터 배선 또는 데이터 연결배선 사이로 노출된 불순물 비정질 실리콘의 배선 패턴을 제거함으로써 화소영역에 있어서는 상기 소스 및 드레인 전극 하부로 상기 액티브층을 노출시키는 오믹콘택층을 형성하고, 비표시영역에 있어서는 순수 비정질 실리콘의 반도체 배선을 형성한다. 이후 그 상부로 상기 드레인 전극을 노출시키는 보호층을 형성하고, 그 상부로 상기 드레인 전극과 접촉하는 화소전극을 형성함으로써 5마스크 공정에 따른 어레이 기판을 완성할 수도 있다. In the non-display area, a semiconductor wiring of pure amorphous silicon is formed. After that, a protective layer for exposing the drain electrode is formed on the upper portion thereof, and a pixel electrode in contact with the drain electrode is formed on the upper portion thereof, thereby completing an array substrate according to a five mask process.
