Claims (10)
- 구리 / 몰리브데늄 2중막 또는 몰리브데늄 / 구리 / 몰리브데늄의 3중막에서 구리 및 몰리브데늄을 동시에 식각하는 박막 트랜지스터 액정표시장치용 식각 조성물로, 상기 식각 조성물은,
과산화수소;
무기염 및 무기산의 혼합물로 이루어진 식각제;
킬레이트제;
암모늄시트레이트, 테트라메틸 암모늄 하이드록사이드 중 어느 하나 또는 이들의 화합물을 포함하는 암모늄 화합물; 및
아졸계 화합물;을 포함하며,
상기 식각 조성물의 pH는 1.0 내지 3.5이고,
상기 무기염은 황산수소칼륨 및 황산수소나트륨으로 이루어진 군에서 선택되는 어느 하나 또는 둘 이상이며, 상기 무기산은 황산 및 질산으로 이루어진 군에서 선택되는 어느 하나 또는 둘 이상인 박막 트랜지스터 액정표시장치용 식각 조성물. - 제 1항에 있어서,
조성물의 총 중량을 기준으로 하여, 과산화수소 5 ~ 20중량%, 식각제 0.1 ~ 5중량%, 킬레이트제 0.1 ~ 5 중량%, 암모늄 화합물 0.1 ~ 5 중량%, 아졸계 화합물 0.01 ~ 2 중량% 및 총 중량이 100중량%가 되도록 물을 포함하는 것을 특징으로 하는 박막 트랜지스터 액정표시장치용 식각 조성물. - 삭제

상기 아졸계 화합물은 5-아미노테트라졸, 1,2,3-벤조트라졸, 메틸벤조트리아졸 및 이미다졸린 아졸계 화합물로 구성된 군으로부터 선택되는 1종 또는 2종 이상의 혼합물인 것을 특징으로 하는 박막 트랜지스터 액정표시장치용 식각 조성물. - 삭제
