Claims (10)
- 第1電極層と、
前記第1電極層上に形成されて、主ピーク波長領域が430nm〜470nmである青色系の光を発光し、光抽出構造を含む発光構造物と、
前記光抽出構造上にプラズモン振動数が前記青色系の光の波長と異なる金属材質から形成される第1層を備える第2電極層と、
前記発光構造物と前記第2電極層との間に前記発光構造物の屈折率より低い屈折率を有する低屈折層とを備え、
前記低屈折層は、電気絶縁性材質で形成され、前記光抽出構造に対応する凹凸を有し、
前記第2電極層の第1領域は、前記発光構造物と接触して電気的に接続され、
前記第2電極層の第2領域は、前記低屈折層と接触する発光素子。 - 前記光抽出構造は、ランダムな表面粗さを有するように形成されるか、又は周期的なパターンを有するように形成された請求項1に記載の発光素子。
- 前記光抽出構造は、周期的なパターンを有し、当該パターンが200nm〜3000nmの周期を有する請求項1に記載の発光素子。
- 前記第1層は、アルミニウム(Al)から形成された請求項1〜3のいずれか一項に記載の発光素子。
- 前記第1電極層は、導電性支持部材、前記導電性支持部材上に反射層、前記反射層上にオーミック層を備える請求項1〜4のいずれか一項に記載の発光素子。
- 前記第1層は、前記光抽出構造に対応して形成される請求項1〜5のいずれか一項に記載の発光素子。
- 前記低屈折層は、SiO2、SixOy、Si3N4、SixNy、SiOxNy、Al2O3又はTiO2のうち、少なくとも一つから形成された請求項1に記載の発光素子。
- 前記低屈折層の面積が前記第2電極層の下面の面積より小さな請求項1〜7のいずれか一項に記載の発光素子。
- 前記第2電極層は、前記第1層上に接着力を有する金属材質から形成された第3層と、前記第1層と前記第3層との間に層間拡散を防止する金属材質から形成された第2層とを備える請求項1〜8のいずれか一項に記載の発光素子。
- ボディー部と、
前記ボディー部に設置された第1導電層及び第2導電層と、
前記ボディー部に設置されて、前記第1導電層及び第2導電層と電気的に接続される請求項第1〜9のうち、何れか1項に記載された発光素子と、
前記ボディー部上に前記発光素子を取り囲むモールディング部材とを備える発光素子パッケージ。
