【解決手段】本発明に係る回路基板製造プロセス液用精密フィルタは、アミノ基を側鎖中に有するテトラフルオロエチレンコポリマー(I)を含むことを特徴とする。

Description
[1] アミノ基を側鎖中に有するテトラフルオロエチレンコポリマー(I)を含むことを特徴とする回路基板製造プロセス液用精密フィルタ。
[2] 上記アミノ基が第一級アミノ基である上記[1]に記載の回路基板製造プロセス液用精密フィルタ。
[3] 上記アミノ基が第四級アンモニウム基である上記[1]に記載の回路基板製造プロセス液用精密フィルタ。
[4] 上記テトラフルオロエチレンコポリマー(I)に対する上記アミノ基の割合が0.1μmol/g以上、10mmol/g以下である上記[1]〜[3]のいずれかに記載の回路基板製造プロセス液用精密フィルタ。
[5] 基材層とコーティング層の二層構造を有し、コーティング層が上記テトラフルオロエチレンコポリマー(I)からなる上記[1]〜[4]のいずれかに記載の回路基板製造プロセス液用精密フィルタ。
[6] 上記基材層がポリテトラフルオロエチレンからなる上記[5]に記載の回路基板製造プロセス液用精密フィルタ。
[7] 上記[1]〜[6]のいずれかに記載の回路基板製造プロセス液用精密フィルタを含むことを特徴とする回路基板製造プロセス液用精密フィルタカートリッジ。
[8] 回路基板を製造するための方法であって、
上記[1]〜[6]のいずれかに記載の回路基板製造プロセス液用精密フィルタ、または上記[7]に記載の回路基板製造プロセス液用精密フィルタカートリッジにより濾過した回路基板製造プロセス液を用いて、回路、半導体および半導体前駆体からなる群より選択される1以上を回路基板上に形成する工程を含むことを特徴とする方法。
(1)TFEコポリマー膜の作製
特表2013−538281号公報の実施例5と実施例9に基づいて、スルホニルフルオライド側鎖を有するテトラフルオロエチレンコポリマーからなる膜を作製した。以下、テトラフルオロエチレンコポリマーを「TFEコポリマー」と略記する。得られたTFEコポリマー膜の特性を表1に示す。
上記(1)で得られたTFEコポリマー膜(0.2g)を、エチレングリコールジメチルエーテル(12g)とトリス(2−アミノエチル)アミン(0.35g)からなる反応液に70℃にて5時間浸漬した。洗浄水のpHが8以下になるまで、TFEコポリマー膜を脱イオン水で洗浄した。次いで、イオン交換水/イソプロピルアルコール=50/50(質量比)の混合溶液でTFEコポリマー膜を再度洗浄し、温風乾燥機にて40℃で1時間乾燥し、トリス(2−アミノエチル)アミンが結合したTFEコポリマー精密フィルタを得た。
上記実施例1で得た第1級アミノ基導入TFEコポリマー精密フィルタ(0.2g)を、イソプロピルアルコール(3.5g)とジメチルアミノプロピルアクリルアミド塩化メチル4級塩(1.6g)からなる反応液に80℃で24時間浸漬した。次いで、室温下、イオン交換水/イソプロピルアルコール=50/50(質量比)の混合溶液でTFEコポリマー精密フィルタを洗浄し、未反応のジメチルアミノプロピルアクリルアミド塩化メチル4級塩を除去した。温風乾燥機にて40℃で1時間乾燥し、第一級アミノ基の一部にジメチルアミノプロピルアクリルアミド塩化メチル4級塩が結合し、第四級アンモニウム基が導入されたTFEコポリマー精密フィルタを得た。
半導体や回路基板の洗浄には、強酸性洗浄液や強アルカリ性洗浄液が使われる場合があるので、かかる洗浄液の濾過に用いられるフィルタにも強酸や強アルカリに対する耐性が求められる。そこで、フィルタの耐性につき試験した。
非イオン界面活性剤(ダウケミカル社製「トライトンX−100」)の0.1%水溶液(1L)に、粒径50nmの蛍光ポリスチレン微粒子液(Thermo社製「B50 Fluoro−max」,28.8μL)を分散させた。25mmφプラスチックホルダー(ADVANTEC社製)に、実施例1,2で作製した本発明に係るTFEコポリマー精密フィルタ、または上記実施例3で使用したナイロン膜もしくはPVDF膜を設置し、圧力40kPaで上記分散液を透過させて濾過した。濾過前の分散液と濾過後の分散液の蛍光度を蛍光分光光度計(島津製作所社製「RF−1500」)により測定し、以下の式により微粒子の捕捉効率を計算した。

- アミノ基を側鎖中に有するテトラフルオロエチレンコポリマー(I)を含むことを特徴とする回路基板製造プロセス液用精密フィルタ。
- 上記アミノ基が第一級アミノ基である請求項1に記載の回路基板製造プロセス液用精密フィルタ。
- 上記アミノ基が第四級アンモニウム基である請求項1に記載の回路基板製造プロセス液用精密フィルタ。
- 上記テトラフルオロエチレンコポリマー(I)に対する上記アミノ基の割合が0.1μmol/g以上、10mmol/g以下である請求項1〜3のいずれかに記載の回路基板製造プロセス液用精密フィルタ。
- 基材層とコーティング層の二層構造を有し、コーティング層が上記テトラフルオロエチレンコポリマー(I)からなる請求項1〜4のいずれかに記載の回路基板製造プロセス液用精密フィルタ。
- 上記基材層がポリテトラフルオロエチレンからなる請求項5に記載の回路基板製造プロセス液用精密フィルタ。
- 請求項1〜6のいずれかに記載の回路基板製造プロセス液用精密フィルタを含むことを特徴とする回路基板製造プロセス液用精密フィルタカートリッジ。
- 回路基板を製造するための方法であって、
請求項1〜6のいずれかに記載の回路基板製造プロセス液用精密フィルタ、または請求項7に記載の回路基板製造プロセス液用精密フィルタカートリッジにより濾過した回路基板製造プロセス液を用いて、回路、半導体および半導体前駆体からなる群より選択される1以上を回路基板上に形成する工程を含むことを特徴とする方法。
