【発明の属する技術分野】
本発明は、チップ状電子部品、その実装構造、その中間基板、及びこれらの製造方法、並びにチップ状電子部品の検査方法に関するものである。

【従来の技術】
従来、例えば画像表示装置の製造方法としては、ウエーハからダイシングして電子部品(例えば半導体チップ)を分離し、分離した電子部品をダイシングシートからチップトレイに移送し、所定の加工及び転写工程を経た後に、チップトレイから電子部品を真空吸着でピックアップし、基板にマウント若しくは接続した後に配線するという方法が知られている。

この方法は、例えば、半導体パッケージの製造工程において一般的に行われている。

【発明が解決しようとする課題】
図14は、上記したような画像表示装置62の一例を示す概略図であり、p型半導体層58及びn型半導体層59とからなり、電極パッド57及び電極パッド60を上面に有する発光素子としての発光ダイオード素子67を樹脂で封止した樹脂チップ64を実装する構造を示す。なお、電極パッド57は、p型半導体層58に接続された配線57a及び導電プラグ層57bを介して取り出されており、また電極パッド60は、導電プラグ層60bを介して配線60aに接続されていて、最終的に樹脂封止される前に両配線57a−60a間でプロービング検査を行えるようになっている。

この装置62においては、実装基板53上に積層された絶縁層55及び56の上に、上記の樹脂チップ64が接着剤層54を介して固定され、またこれに隣接して素子67を駆動するためのIC(半導体集積回路)チップ61が並設されている。そして、これらを被覆する絶縁層63の表面には、複数の接続孔(ヴィアホール)50の形成後に、配線51が形成される。この配線51によって、樹脂チップ64の発光素子と半導体チップ61との間、及びそれぞれの電子部品と配線層52との間が電気的に接続される。

上記のような構造においては、p型半導体層58及びn型半導体層59とからなる発光ダイオード素子67からの発光は基板53側に出射する。

ここで、図14に示すような発光モジュールとしての樹脂チップ64においては、配線51との接続部分となる電極パッド57及び電極パッド60の露出部分が、樹脂チップ64の片面(上面)にのみ設けられているので、樹脂チップ64を絶縁層63内に埋設し、接続孔の形成後に配線51を形成する必要がある。

また、画像表示装置62の表示面は、透明な基板53側又は絶縁層63側のいずれとしてもよいが、上記のように基板53側ではなく、絶縁層63側を表示面とする場合には、発光ダイオード素子67を上下反転させる必要がある。このためには、基板53への固定前に、樹脂チップ64の転写工程を1回増やすことになり、比較的長い作製工程が必要となってしまう。

また、樹脂チップ64を絶縁層64内に埋め込んでから性能検査を行った結果、樹脂チップ64の発光素子が不良品であると判明しても、既に絶縁層63に埋設しているために、不良な樹脂チップを除去することができない。

このため、図14に示すように、新たな良品の樹脂チップ(リペアチップ)64の電極パッド57及び電極パッド60にはんだバンプ66をそれぞれ設け、この良品の樹脂チップ64を絶縁層63に埋設された不良品の樹脂チップ64上の配線51にはんだ付けしてフリップチップ実装している。

こうして新たに実装された良品の樹脂チップ64の発光素子から光を出射する場合に、光の出射を妨げないように、下部の不良樹脂チップ64と位置をずらして良品樹脂チップを固定する必要がある。

また、フリップチップ実装した良品であるはずの樹脂チップ64が更に不良となった場合、これに対する対応は行えないでいる。更に、良品の樹脂チップ64を上部に追加して実装するので、この良品の樹脂チップ64の上に保護のための絶縁層を形成する必要が生じ、作製工程が更に増加してしまう。

本発明は、上記のような状況に鑑みてなされたものであって、その目的は、チップ状電子部品の配線基板への接続(実装)を容易にすると共に、良品との交換(リペア)も容易となるチップ状電子部品、その実装構造、その中間基板、及びこれらの製造方法、並びにチップ状電子部品の検査方法を提供することにある。

【課題を解決するための手段】
即ち、本発明は、チップ部品を支持体上に複数個配設して固定する工程と、
前記複数のチップ部品を埋設するように絶縁物質で被覆する工程と、
この絶縁物質のうち配線領域となる部分を除去して、前記複数のチップ部品の各周囲に分離溝を形成する工程と、
分離された前記複数のチップ部品間に導電性物質を充填する工程と、
この充填後に、前記複数のチップ部品間の物質を除去して、前記導電性物質を電極部から前記絶縁物質の側面にかけて有する各チップ状電子部品に分離する工程と
を有する、チップ状電子部品の製造方法に係わり、更に、分離されたチップ状電子部品の前記側面において前記導電性物質と配線基板とを接続する工程を付加した実装構造の製造方法に係わるものである。

本発明によれば、チップ部品が絶縁物質で被覆され、その電極部から絶縁物質の側面にかけて導電性物質が被着されることによりチップ状電子部品を構成しているので、側面において導電性物質を介して配線基板に接続可能となり、絶縁層での被覆(埋め込み)及び接続孔の形成等が不要となり、チップ状電子部品の実装が容易になる。しかも、実装後にチップ状電子部品が不良品であることが判明した場合であっても、チップ状電子部品を絶縁層に埋め込んでいないので、容易に配線基板から取り外し、何回でも良品のチップ状電子部品に交換することができる。

また、チップ状電子部品は絶縁層に埋め込まれていないことによって、そのいずれの面も動作に支障がないように構成でき、そのための転写工程が不要となる。

【発明の実施の形態】
本発明においては、前記チップ部品を第1の支持体に固定した後、第2の支持体、更には第3の支持体に順次転写し、この第3の支持体上の前記チップ部品を前記絶縁物質で被覆し、前記分離溝の形成及び前記導電性物質の充填後に、第4の支持体に面転写し、更に、前記物質の除去によって前記チップ状電子部品に分離するのが望ましい。

第1の実施の形態
図1〜図8は、本発明の第1の実施の形態を示すものである。

本実施の形態においては、図1(a)に示すように、平坦な第1の基板1を用いる。

次に、図1(b)に示すように、第1の基板1上に多数の第1の樹脂チップ3を配列して固定する。

この第1の樹脂チップ3は、図14で示したものと同様であって、未硬化の樹脂によって各発光ダイオード素子2をほぼ包み込むように塗布し、硬化して第1の樹脂層12を形成した後に接続孔を形成し、電極パッド6及び電極パッド7を形成したものである。これらのパッドは、それぞれ発光ダイオード素子2のp型半導体層26に配線層6a及びプラグ層6bを介して、またn型半導体層27に配線層7a及びプラグ層7bを介して電気的に接続されている。なお、配線層6a及び7aはプロービングテスト用に形成されている。

次に、図1(c)に示すように、第1の基板1の上面において、隣接する第1の樹脂チップ3間及び第1の樹脂チップ3上等を覆うように感光性樹脂を塗布して、第1の感光層10を形成する。

次に、図1(d)に示すように、感光層10の露光及び現像によって、電極パッド6及び電極パッド7上の接続孔(ビアホール)を含む配線用溝部5を形成する。

次に、図2(f)に示すように、図2(e)の状態の第1の基板1を上下反転させた後、図3(g)に示すように、転写基板として第1の剥離層(剥離性粘着材層)11が表面に形成された第1の一時保持用部材9上に、第1の基板1上の複数の第2の樹脂チップ20を転写する。この際に、転写は全面において同時に行うのではなく、選択的に行い、隣接する第2の樹脂チップ20間のピッチ(間隔)を拡大しつつ転写する。この転写工程は、第2の樹脂チップ20が固定された第1の基板1の側からレーザ光を照射することによって行うことができる。

また、転写基板である第1の一時保持用部材9上の第1の剥離層11の材質としては、ダイシングテープのようにUV(紫外線)光を照射することで粘着力が低下するフィルム又は基板等や、加熱することで剥離する熱発泡シート又は基板等を用いることができる。

こうして、図3(h)に示すように、隣接する第2の樹脂チップ20が第1の基板1上に配列されていた時よりも離間して第1の一時保持用部材9上に配列される。

次に、図3(i)に示すように、図3(h)の状態の第1の基板1を上下反転させた後、図4(j)に示すように、第1の一時保持用部材9の側からUV光を照射すること、又は加熱することによって第1の剥離層11の粘着性を低下させ、第1の剥離層11を介して第1の一時保持用部材9に固定されていた第2の樹脂チップ20を第1の一時保持用部材9から剥離させ、図4(k)に示すように、第2の一時保持用部材13の第2の剥離層14上に全面転写して固定する。

次に、図4(l)に示すように、第2の一時保持用部材13上において、隣接する第2の樹脂チップ20間及び樹脂チップ20上面等を覆うように感光性樹脂を塗布して、第2の感光層15を形成する。

次に、図5(m)に示すように、感光層15の露光及び現像によって、電極パッド6及び電極パッド7上の接続孔(ビアホール)を含む配線用溝部5を露光させると共に、この溝部5に連続して樹脂チップ20の側面に分離溝19を形成する。この際、図3(h)の工程で樹脂チップ20間の間隔が拡大されているので、分離溝19を形成し易い。

次に、図5(n)に示すように、配線用溝部5及び第2の素子分離溝19に印刷法等を用いて導電性接着剤を充填して、導電性接着剤層16を形成する。

この時に、必要ならば真空印刷法を用いてボイドレスで充填するか、或いは、上記の溝19が比較的小さければ、細かい導電性粒子を含むナノペーストからなる導電性接着剤等を使用して十分に充填することができる。又、導電性粒子もはんだ(無鉛はんだ)粒子であれば、後述の作製工程でのリフロー工程時に溶融して低抵抗になるので、更に好ましい。

そして、この状態で、各第3の樹脂チップ28の配線として導電性接着剤層16を使用し、これを電源と電気的に接続して電圧を印加し、単一色の発光ダイオード素子2の駆動テスト(発光テスト)を行うことができる。

次に、図5(o)に示すように、第2の一時保持用部材13の側からUV光を照射することによって第2の剥離層14の粘着性を低下させて、第2の剥離層14を介して第2の一時保持用部材13に固定されていた第2の樹脂チップ20を導電性接着剤層16及び第2の感光層15と共に第2の一時保持用部材13から剥離させ、図6(p)に示すように、第3の一時保持用部材17上の第3の剥離層18上に全面転写して固定する。

次に、図6(q)に示すように、隣接する第2の樹脂チップ20間の主として第2の感光層15の部分と導電性接着剤層16の一部分をブレード若しくはレーザ等でカット(ダイシング)し、第3の素子分離溝30を形成する。この時に、分離溝30には導電性接着剤層16を露出させ、これによって実装基板に実装可能な個々の第3の樹脂チップ31をチップ状電子部品として完成する。

次に、図7(r)に示すように、第3の一時保持用部材17の側からUV又はレーザ光を照射することによって第3の剥離層18の粘着性を低下させて、第3の剥離層18を介して第3の一時保持用部材17に固定されていた個々の第3の樹脂チップ31を第3の一時保持用部材17から剥離させ、図7(s)に示すように、実装基板21上の接着剤層23上に個別に転写して固定する。

又、実装基板21上には予め接着剤層23を形成しておくが、実装基板21上の配線部22を接着剤の付着により汚さないようにするために、接着剤の塗布範囲を樹脂チップ31の大きさに合わせて印刷又はディスペンサで所定パターンに塗布するか、或いは感光性のある接着剤の塗布、露光、現像によって所定パターンに形成することができる。

或いは、上記のような接着剤を用いずに、例えば、はんだペーストを接続用の配線部22上に印刷法等で供給して、そのペーストの粘着性で樹脂チップ31をマウントしてもよい。

次に、図7(t)に示すように、実装基板21上において樹脂チップ31と配線部22との間にはんだを付着せしめ、リフローによってはんだ部24を形成することにより、樹脂チップ31の電極パッド6及び電極パッド7のそれぞれをこれに接続されている導電性接着剤層16によって配線部22に接続する。このはんだリフローにより、各樹脂チップ31を実装基板21に一括接続することができる。

なお、必要あれば、上記はんだ接続後にフラックスを洗浄した後、図8(u)に示すように、全面に可視光透過性のシリカ等のフィラー入り低収縮性樹脂を塗布して、透明樹脂層25を形成する。そして、透明樹脂層25の表面の凹凸を平坦化するために研磨工程を行ってもよい。

こうして実装された樹脂チップ31の発光素子2からは実装基板21の側へ光が出射される。なお、図示省略したが、画像表示装置として、各樹脂チップ31の各発光素子2は、導電性接着剤層16及び配線部22を介して接続されたドライバーICによって駆動される。

本実施の形態によれば、モジュールである樹脂チップ31の側面に設けられた導電性接着剤層16を介して発光ダイオード素子2を基板21上の配線部22にはんだによって電気的に接続して実装する構造であるので、従来のように樹脂チップを絶縁層内等に埋設固定して接続孔を介して接続する必要がなく、比較的容易に実装基板21上に実装することができ。

また、図7(t)の状態で、樹脂チップ31のマウント(実装)後にこの樹脂チップ31の駆動検査を行った結果、この樹脂チップ31の発光ダイオード素子2が不良品であることが判明しても、樹脂チップ31を絶縁層内等に埋設固定していないので、はんだ部24を溶融除去し、再び良品の樹脂チップ31をはんだ接続すれば、新しい良品のチップ31と容易に交換(リペア)することができる。

この場合、リペア後の状態は、発光ダイオード素子2の発光光を妨げる障害物が存在しないので、従来のように、良品樹脂チップを下部の不良品チップに対し位置をずらして固定する必要もない。
