A Timepix3 detector with a 300 silicon sensor has been studied as a novel radiation monitor for the mixed radiation field at the Large Hadron Collider at CERN. This work describes a test campaign carried out at Centro Nacional de Aceleradores with quasi-mono energetic protons (alphas) from 0.6 (1) to 5 (5.6) MeV, where orthogonal irradiations are used to obtain an energy calibration, and a low-energy angular scan to estimate the front dead layer thickness of the sensor. The thermal neutron threat to the reliability of electronic devices caused by $^{10}\text{B}$ capture is a recognized issue that prompted changes in the manufacturing process of electronic devices with the aim of limiting as much as possible the presence of this isotope nearby device sensitive volumes (SVs). $^{14}\text{N}$ can also capture thermal neutrons and release low-energy protons (LEPs; through the $^{14}\text{N}$ (n, p) $^{14}\text{C}$ reaction) that have high enough linear energy transfer (LET) to cause single-event upsets (SEUs). Experimental monoenergetic proton single-event upset (SEU) cross sections of a 65-nm low core-voltage static random access memory (SRAM) were found to be exceptionally high not only at low energies (< 3 MeV), but also at energies $>$ 3 MeV and extending up to tens of MeV. The SEU cross Section from 20-MeV protons exceeds the 200-MeV proton SEU cross Section by almost a factor of 3. [...]

A single-event effect (SEE) simulation toolkit has been developed at CERN for the whole radiation effects community and released as an open-source code. It has been validated by comparing the simulated energy deposition of inelastic interactions, due to monoenergetic neutrons in the 1.2–17 MeV energy range, to the distribution measured experimentally by a silicon diode detector..
