Description
第一接着剤層1を形成する為の第一接着剤組成物をシリコーン離型処理等が施された第一離型処理フィルム上に所定厚みとなる様に塗布し、更に所定条件下で乾燥して第一接着剤層を形成する。乾燥条件は適宜必要に応じて設定し得る。一方、第二接着剤層2を形成する為の第二接着剤組成物をシリコーン離型処理等が施された第二離型処理フィルム上に所定厚みとなる様に塗布し、更に所定条件下で乾燥して第二接着剤層を形成する。乾燥条件は適宜必要に応じて設定し得る。前記第一離型処理フィルム及び第二離型処理フィルムとしては特に限定されず、例えば、ポリエチレンテレフタレート等からなるフィルムが挙げられる。
次に、前記ダイボンドフィルム10を備えたダイシング・ダイボンドフィルムについて説明する。図2は、本実施の形態に係るダイシング・ダイボンドフィルムを概略的に表す断面模式図である。
先ず、基材13を従来公知の製膜方法により製膜する。当該製膜方法としては、例えばカレンダー製膜法、有機溶媒中でのキャスティング法、密閉系でのインフレーション押出法、Tダイ押出法、共押出し法、ドライラミネート法等が例示できる。
次に、本実施の形態に係るダイシング・ダイボンドフィルム11を用いた半導体装置の製造方法について説明する。本実施の形態に係るダイシング・ダイボンドフィルム11は、複数の半導体チップを被着体上に積層して三次元実装をする場合に好適に用いることができる。より詳細には、被着体上に既にダイボンディングされ、かつボンディングワイヤーにより当該被着体と電気的に接続された半導体チップ上に、他の半導体チップを実装する場合(FoW(Film on Wire))に好適である。以下では、複数の半導体チップを三次元実装する場合を例にして説明する。図3はダイボンドフィルムを介して半導体素子を実装した例を示す断面模式図である。
[第一接着剤層の作製]
アクリル酸エチル−メチルメタクリレートを主成分とするアクリル共重合体としてのアクリル酸エステル系ポリマー(根上工業(株)製、商品名;パラクロンW−197CM)100部、エポキシ樹脂A(JER(株)製、商品名;エピコート1004)242部、エポキシ樹脂B(JER(株)製、商品名;エピコート827)220部、フェノール樹脂(三井化学(株)製、商品名;ミレックスXLC−4L)489部、平均粒径500nmの球状シリカ(アドマテックス(株)製、商品名;SO−25R)660部、熱硬化触媒としての2−ウンデシルイミダゾール(四国化成工業(株)製、商品名;C11−Z)3部をメチルエチルケトンに溶解させ、濃度23.6重量%の第一接着剤組成物を調製した。
ジシクロペンタジエン型エポキシ樹脂(DIC(株)製、商品名;EPICLON HP−7200H)10部、フェノール樹脂(三井化学(株)製、商品名;ミレックスXLC−4L)10部、アクリル樹脂としてのアクリル酸エステル系ポリマー(ナガセケムテックス(株)製、商品名;SG−80H)100部、球状シリカ(アドマテックス(株)製、商品名;SO−25R)63部をメチルエチルケトンに溶解させ、濃度23.6重量%の第二接着剤組成物を調製した。
前記離型処理フィルムA上に形成された第一接着剤層と、離型処理フィルムB上に形成された第二接着剤層とを、第一接着剤層及び第二接着剤層が貼り合わせ面となる様にして貼り合わせ、離型処理フィルムAと離型処理フィルムBの間に厚さ70μmのダイボンドフィルムを形成した。貼り合わせ条件は、温度80℃、貼り合わせ圧力0.3MPa、ラミネート速度10mm/secとした。

前記離型処理フィルムA上に形成された第一接着剤層と、離型処理フィルムB上に形成された第二接着剤層とを、第一接着剤層及び第二接着剤層が貼り合わせ面となる様にして貼り合わせ、離型処理フィルムAと離型処理フィルムBの間に厚さ70μmのダイボンドフィルムを形成した。貼り合わせ条件は、温度80℃、貼り合わせ圧力0.3MPa、ラミネート速度10mm/secとした。

本実施例に係る第二接着剤層としては、フィラーを添加しなかったこと以外は、実施例15と同様にした。
前記離型処理フィルムA上に形成された第一接着剤層と、離型処理フィルムB上に形成された第二接着剤層とを、第一接着剤層及び第二接着剤層が貼り合わせ面となる様にして貼り合わせ、離型処理フィルムAと離型処理フィルムBの間に厚さ70μmのダイボンドフィルムを形成した。貼り合わせ条件は、実施例1と同様にした。
各実施例で作製したダイボンドフィルムにおける第一接着剤層及び第二接着剤層について、熱硬化前の120℃における剪断損失弾性率G”をそれぞれ測定した。測定には、固体粘弾性測定装置(レトメトリックサイエンティフィック社製、ARES)を用いた。10mm角、厚さ1mmのサンプルを作製し、各試料の25℃〜300℃の剪断損失弾性率G”を求めた。結果を下記表1に示す。
各実施例で作製したダイボンドフィルムを、それぞれ175℃、5時間の条件下で熱処理して熱硬化させた。次に、熱硬化後のダイボンドフィルムからそれぞれ長さ40mm、幅10mmの短冊状の試料をカッターナイフで切り出した。更に、固体粘弾性測定装置(レトメトリックサイエンティフィック社製、RSA III)を用いて、各試料の−50〜300℃の引張貯蔵弾性率を昇温速度10℃/分、周波数1MHzの条件下で測定し、175℃における引張貯蔵弾性率を求めた。
各実施例で作製したダイボンドフィルムにおける第一接着剤層及び第二接着剤層の断面をSEMで観察し、第一接着剤層の厚さd1(μm)、及び第二接着剤層の厚さd2(μm)を測定して、d1/(d1+d2)の値を算出した。
各実施例で作製した第一接着剤層又は第二接着剤層と、半導体ウェハとの180度ピール剥離力の測定は、JIS Z 0237に従って行った。即ち、先ず、第一接着剤層又は第二接着剤層に粘着テープ(日東電工(株)製、商品名;BT−315)を貼り付けて裏打ちをした。次に、長さ100mm×幅10mmの短冊状の試料を切り出し、50℃のホットプレート上で、半導体ウェハの裏面に貼り付けた。貼り付けは、重さ2kgのローラーを一往復させ、常温環境下で20分間放置して試験片を作製した。次に、貼り付けた半導体ウェハを固定し、剥離角度180度、剥離速度30mm/分の条件下で、引張試験機(島津製作所、商品名;AGS−H)を用いて180度ピール剥離力をそれぞれ測定した。
先ず、被着体として、ソルダーレジスト(太陽インキ(株)製、商品名;AUS308)で被覆され、かつ、ビスマレイミド・トリアジンを主成分とするBGA基板(ワイヤーボンディング用パッドピッチ60μm)を用意した。
ボンディングワイヤーの第一接着剤層に対する埋まり込み評価については、前記ボンディングワイヤーの接触評価において行ったのと同様の方法により、BGA基板に対し半導体チップをダイボンディングした後、各実施例で作製したダイボンドフィルムを用いて他の半導体チップを前記半導体チップ上にダイボンディングした。その後、乾燥機を用いて120℃、8時間の熱処理を行い、ダイボンドフィルムを熱硬化させた。
各実施例で作製したダイボンドフィルムと、ダイシングフィルム(日東電工株式会社製、商品名;V−12S)とを、ダイボンドフィルムにおける第一接着剤層と、ダイシングフィルムにおける粘着剤層とが貼り合わせ面になる様に両者を貼り合わせた。

各実施例で作製した第一接着剤層又は第二接着剤層を長さ40mm、幅10mmの短冊状にカッターナイフで切り出した。更に、これらの試料を固体粘弾性測定装置(RSAIII、レオメトリックサイエンティフィック社製)を用いて、周波数1Hz、昇温速度10℃/minの条件下で、−50〜300℃での引張貯蔵弾性率、及び損失弾性率を測定した。ガラス転移温度は、この測定の際のtan(δ)のピーク値を読み取って得た。結果を下記表1に示す。

Claims (9)
- ボンディングワイヤーにより被着体と電気的に接続された半導体素子上に、他の半導体素子を接着させるためのダイボンドフィルムであって、
圧着の際に前記ボンディングワイヤーの一部を埋没させて内部に通過させることを可能にする第一接着剤層と、前記他の半導体素子がボンディングワイヤーと接触するのを防止する第二接着剤層とが少なくとも積層されたものであって、
前記第一接着剤層における金属イオンの含有量が100ppm以下であるダイボンドフィルム。 - 前記第一接着剤層及び第二接着剤層は、それぞれ少なくともエポキシ樹脂、フェノール樹脂及びアクリル樹脂により形成されており、
前記エポキシ樹脂とフェノール樹脂の合計重量をX重量部とし、アクリル樹脂の重量をY重量部としたとき、前記第一接着剤層におけるX/(X+Y)が0.5以上0.95以下の範囲内であり、前記第二接着剤層におけるX/(X+Y)が0.15以上0.5未満の範囲内である請求項1に記載のダイボンドフィルム。 - 前記ダイボンドフィルムの総厚が40μm〜120μmの範囲内であり、前記第一接着剤層の厚さをd1(μm)とし、第二接着剤層の厚さをd2(μm)としたとき、d1/(d1+d2)が0.6以上0.95以下の範囲内である請求項1又は2に記載のダイボンドフィルム。
- 前記第一接着剤層の熱硬化前の120℃における剪断損失弾性率G”が5×102Pa以上1.5×104Pa以下の範囲内であり、前記第二接着剤層の熱硬化前の120℃における剪断損失弾性率G”が2×104Pa以上1×106Pa以下の範囲内である請求項1〜3の何れか1項に記載のダイボンドフィルム。
- 前記第二接着剤層、又は当該第二接着剤層上にその他の接着剤層を設ける場合は、当該その他の接着剤層の少なくとも何れかに、染料又は顔料の少なくとも何れかが含有されている請求項1〜4の何れか1項に記載のダイボンドフィルム。
- 前記第一接着剤層のガラス転移温度が20℃〜60℃であり、前記第二接着剤層のガラス転移温度が60℃以下である請求項1〜5の何れか1項に記載のダイボンドフィルム。
- 熱硬化後の175℃における引張貯蔵弾性率が0.5MPa以上100MPa以下の範囲内である請求項1〜6の何れか1項に記載のダイボンドフィルム。
- 基材上に少なくとも粘着剤層が設けられたダイシングフィルムと、
前記粘着剤層上に設けられた請求項1〜7の何れか1項に記載のダイボンドフィルムとを有するダイシング・ダイボンドフィルム。 - 請求項1〜7の何れか1項に記載のダイボンドフィルム、又は請求項8に記載のダイシング・ダイボンドフィルムにより製造された半導体装置。
